InGaAs Schottky Diodes demonstrate fast and sensitive detection of CW THz signals. The low junction barrier enables zero-bias operation reducing the amount of noise significantly. A small diode chip has been mounted an a log-spiral antenna and has been characterized LIP to THz frequencies if] a photoconductive setup.
