An initial irreversible reaction of SiOx as a Li-ion battery anode material must be suppressed to improve the energy density. Pre-lithiation of SiOx film anode by thermal evaporation of Li metal was found effective in compensating for the irreversible reaction, and the amount of Li could be controlled according to the value of x (0.51, 0.68, and 1.02). The pre-lithiated SiOx samples exhibited superior cyclabilities for 30 cycles.
