Ferroelectric Properties and Polarization Fatigue of La:HfO2 Thin-Film Capacitors

Summary: This study focuses on doped HfO2 thin films for potential applications in ferroelectric memories. It reports on the ferroelectric properties and polarization fatigue of La:HfO2 thin-film capacitors. By varying substrate lattice constant and film thickness, a robust remanent polarization was achieved, but severe fatigue was observed due to domain wall pinning and aggregated charges affecting domain switching behavior. Modeling analysis showed increased mean time and activation field for polarization switching in fatigued La:HfO2 capacitors. These findings can help improve device reliability in HfO2-based ferroelectric memories.

Critical effect of the bottom electrode on the ferroelectricity of epitaxial Hf0.5Zr0.5O2 thin films

Summary: Epitaxial orthorhombic Hf0.5Zr0.5O2 (HZO) films on La0.67Sr0.33MnO3 (LSMO) electrodes exhibit robust ferroelectricity with high polarization, endurance, and retention. However, similar results have not been achieved on other perovskite electrodes. The critical effect of the electrode on the stabilized phases is important, and engineering the HZO bottom interface on just a few monolayers of LSMO allows for the stabilization of the orthorhombic phase. Additionally, reducing the La content in the manganite leads to a severe reduction in the amount of orthorhombic phase and ferroelectric polarization in the HZO film.

Large Remnant Polarization in a Wake-Up Free Hf0.5Zr0.5O2 Ferroelectric Film through Bulk and Interface Engineering

Summary: By tuning the ozone pulse duration, annealing process, and metal/insulator interface, a wake-up free Hf0.5Zr0.5O2 (HZO) ferroelectric film with the highest remnant polarization value was achieved. The use of a tungsten capping electrode and insertion of a Pt layer between the interfaces helped reduce leakage current while maintaining the 2Pr value constant.
