Anomalous Blue Shift of Exciton Luminescence in Diamond

Summary: In general, the temperature dependence of excitonic emission in a semiconductor corresponds to its band gap. However, diamond exhibits an anomalous behavior where the indirect exciton luminescence peak undergoes a blue shift while the indirect band-gap absorption shows a weak red shift as the temperature increases. This can be explained by the large Debye temperature of diamond, which results in a relatively small change in its lattice constant and band gap, and the thermal population of valence-band holes contributing to the blue shift of its excitonic emission.

Summary: Diamond, as a promising ultrawide-bandgap semiconductor, has unique properties that make it suitable for deep-ultraviolet optoelectronics and high-power electronics applications. However, the small growth size of single-crystal diamond has limited its optoelectronics applications. In contrast, polycrystalline diamond, with the advantage of large-area growth, shows potential for use in solar-blind photodetectors with good responsivity and short response time.

Summary: A facile method for the growth of high-quality beta-Ga2O3 thin films and assembly into a photodetector array has been reported. The array exhibits outstanding photoresponse performance and good spatial resolution under 265nm DUV illumination, showing potential for multifunctional DUV optoelectronic applications.

Bandgap engineering of Gallium oxides by crystalline disorder

Summary: The bandgap engineering of gallium oxide (Ga2O3) through controlling the oxygen vacancy density and crystalline disorder has been demonstrated to improve conductivity and significantly reduce the bandgap. Practical applications of bandgap engineering by crystalline disorder have led to the development of deep-ultraviolet photodetectors with high responsivity and detectivity. These findings pave the way for high-performance Ga2O3 optoelectronic and electronic devices.

Summary: A solar-blind photodetector is developed by combining GaSe flakes with Ga2O3 epitaxial films, showing high sensitivity to solar-blind ultraviolet light, fast response speed, and superior figures of merit compared to most reported Ga2O3-based photodetectors. The potential of GaSe/Ga2O3 van der Waals heterojunction for next-generation, solar-blind photodetectors is revealed in this work.
