Prominent luminescence of silicon-vacancy defects created in bulk silicon carbide p-n junction diodes

Summary: Fluorescent defect centers in 4H silicon carbide p-n junction diodes were investigated by aluminum-ion implantation into an n-type bulk substrate without epitaxial growth. Electroluminescence originating from silicon-vacancy defects was observed, with prominent intensity within a wavelength range of 400-1100 nm after electron irradiation of 1x1018 cm-2 at 800 keV. The commonly observed D1 emission was suppressed in electroluminescence spectra, while detected in photoluminescence measurements alongside emission lines from silicon-vacancy defects.

Infrared erbium photoluminescence enhancement in silicon carbide nano-pillars

Summary: Enhancements of emission collection efficiency for Er3+ in 4H-SiC surface nano-pillars were demonstrated through optimized Er ion implantation, annealing strategies, and patterning with nano-pillars. The substitutional fraction of Er atoms in the SiC lattice is closely correlated with peak photoluminescence intensity, which is further enhanced through spatial wave-guiding in patterned surfaces. These results have broad applicability and demonstrate progress towards scalable fabrication of photonic quantum devices with enhanced emission characteristics.

Extended defects in 3C-SiC: Stacking faults, threading partial dislocations, and inverted domain boundaries
