Impact of dislocation pits on device performances and interface quality degradation for E-mode recessed-gate Al2O3/GaN MOSFETs

Summary: Dislocation pits on the recessed-gate GaN surface have been observed to directly impact the electrical characteristics of devices and the quality of metal-oxide-semiconductor interfaces. They result in negative threshold voltage shift, increased gate leakage current, and deteriorated channel conduction. Lower pit density helps suppress Ga-O formation, improving interface stability and device performance.

Quasi-vertical GaN-on-Si reverse blocking power MOSFETs

Summary: In this study, quasi-vertical reverse blocking (RB) MOSFETs were demonstrated on 6-inch Si substrate with 6.7 μm thick GaN grown by metalorganic chemical vapor deposition. The RB capability was achieved by replacing the ohmic drain with a quasi-vertical Schottky drain, resulting in a RB voltage of around 300V while maintaining a low ON-resistance. Through an optimized fabrication process based on tetramethylammonium hydroxide treatments, Schottky contacts on etched i-GaN surface were successfully realized, leading to a low ON-resistance of 4.75 mΩ cm(2) and a current density of about 0.9 kA cm(-2), as well as a forward blocking voltage of 570V.

Effects of p-GaN Body Doping Concentration on the ON-State Performance of Vertical GaN Trench MOSFETs

Summary: The letter reports the influence of p-GaN body doping concentration on the ON-state performance of vertical GaN trench MOSFETs. Lowering the p-GaN body doping concentration results in enhanced maximum drain current, reduced specific ON-resistance, and decreased threshold voltage. By tuning the Mg concentration in p-GaN, high ON-performance was demonstrated in a quasi-vertical GaN trench MOSFET on sapphire.
