Gate-Deterministic Remote Doping Enables Highly Retentive Graphene-MXene Hybrid Memory Devices on Plastic

Summary: A highly retentive and synaptic-functional transistor memory device architecture based on remote doping of graphene via MXene nano-floating-gates is presented. The introduction of core/shell-like MXene induces a cooperative evolution of the hysteresis loop, resulting in a deterministic remote doping of the graphene layer. The device exhibits a highly retentive memory behavior and can emulate synaptic functions on a flexible substrate.

Van der Waals crystal radio with Pt/MoSe2 Schottky diode and h-BN capacitor for RF energy harvesting

Summary: Thick 2D-layered crystals were chosen to address the high contact resistance issue, leading to the successful fabrication of van der Waals crystal radios for wireless RF energy harvesting. The superior performance of the Pt/n-MoSe2 Schottky diode with MoTi contact and h-BN capacitor combination was attributed to the excellent Ohmic behavior of the MoTi alloy contact.

Controllable Epitaxial Growth of Large-Area MoS2/WS2 Vertical Heterostructures by Confined-Space Chemical Vapor Deposition
