Selectively Grown III-V Lasers for Integrated Si-Photonics

Summary: Epitaxially integrating III-V lasers with Si-photonics using selective area hetero-epitaxy on industry-standard silicon-on-insulator (SOI) platforms has been investigated. By selectively growing InP on (001)-oriented SOI wafers, InP stripes and segments were demonstrated, enabling efficient light interfacing with Si-based photonic devices. The potential of utilizing this selective area growth method to realize fully integrated Si-photonics is illustrated.

Loss-coupled DFB nano-ridge laser monolithically grown on a standard 300-mm Si wafer

Summary: The study introduces a loss-coupled distributed feedback microlaser grown on a silicon wafer using nano-ridge engineering, forming the cavity with a metallic grating on top of the nano-ridge without etching III-V material. Experimental verification of simulations shows the optimal duty cycle for the grating is -0.4, providing a good balance between coupling strength and cavity loss for the lasing mode.

Low Dark Current and High Responsivity 1020nm InGaAs/GaAs Nano-Ridge Waveguide Photodetector Monolithically Integrated on a 300-mm Si Wafer

Summary: The study presents high-quality InGaAs/GaAs multi-quantum well waveguide photodetectors monolithically integrated through metalorganic vapor-phase selective-area epitaxial growth and contact metallization in a 300-mm CMOS pilot line. The implementation of nano-ridge engineering concept along with precise control of nano-ridge cross section dimensions and composition results in high internal responsivities of the photodetectors. The III-V/Si nano-ridge epitaxy and waveguide device concept show strong potential to complement Silicon Photonics toolbox with high-quality, high-throughput III-V functionality.
