IGZO synaptic thin-film transistors with embedded AlO x charge-trapping layers

Summary: We report the fabrication and characterization of indium gallium zinc oxide (IGZO)-based synaptic thin-film transistors. By embedding RF magnetron-sputtered AlOx thin films in the IGZO channel as charge-trapping layers, synaptic behaviors such as excitonic postsynaptic current, paired-pulse facilitation, and potentiation and depression can be mimicked.

A Gate Bias and Temperature Dependencies of Contact Resistances in Amorphous Oxide Semiconductor Thin-Film Transistors
