Synaptic Transistor Based on In-Ga-Zn-O Channel and Trap Layers with Highly Linear Conductance Modulation for Neuromorphic Computing

Summary: Brain-inspired neuromorphic computing, using the parallel structure of synapses and neurons, is a promising technology beyond von Neumann architecture. This paper explores the use of indium-gallium-zinc-oxide (IGZO) synaptic transistors with a charge trapping layer (CTL) and finds that degenerating the CTL is crucial for improving the de-trapping efficiency. The experimental results demonstrate high linearity of potentiation and depression, with 64 conductance levels, enabling accurate spiking neural network simulations.

A New Look at Memory Retention and Forgetting

All-in-one metal-oxide heterojunction artificial synapses for visual sensory and neuromorphic computing systems

Summary: This work demonstrates an all-in-one artificial synapse integrating central nervous and sensory nervous functions utilizing low-dimensional metal-oxide heterojunction. By employing an ion-electrolyte gate, synaptic emulations modulated by electrical and photonic stimulus are integrated into a high-performance three-terminal artificial synapse. Various long-term and short-term synaptic plasticity functions can be achieved by altering the electrolyte-gate stimulus parameters. The emulated synaptic plasticity and maintained synaptic weight states enable the artificial synapses for neuromorphic computing. An artificial neural network based on these artificial synapses achieves Covid-19 chest image recognition (>85%). The photo-sensitive metal-oxide heterojunction enables the synaptic functions mimicking the biological visual sensory functions, responding to optical and UV stimulus. Photonic synaptic plasticity modulations responding to photonic stimulus parameters are investigated, and short-term/long-term synaptic plasticity transition is achieved. Furthermore, the dual-mode synaptic modulation combining photonic stimulus and gate stimulus is examined. Finally, an artificial neural network is demonstrated based on the dual-mode synaptic weight modulation, indicating the potential of the artificial synapse for compact artificial intelligence systems combining neuromorphic computing and visual sensory nervous functions.

Ferroelectric ion gel-modulated long-term plasticity in organic synaptic transistors

Summary: This study presents a novel material platform called "ferro-iongel" for implementing long-term plasticity (LTP) in ion gel-based organic synaptic transistors (IGOSTs). The ferro-iongel comprises a blend of ferroelectric polymer, elastomer matrix, and ionic liquid, enabling longer retention time of pre-synaptic signals and low power consumption. The achieved LTP is highly reliable at different applied voltages, contributing to the realization of future human-machine interfaces.
