Atomic-scale study of the {11(2)over-bar1} twinning and {11(2)over-bar2}-{11(2)over-bar1} double twinning mechanisms in pure titanium

Hao Zhang et al.

Summary: The twinning mechanisms in pure Ti, including {11 (2) over bar1} twinning and {11 (2) over bar2}-{11 (2) over bar1} double twinning, are systematically investigated using molecular dynamics simulations. The migration of {11 (2) over bar1} twin boundaries is mainly carried out by the slip of twinning dislocations. Two double twinning mechanisms, involving the formation and growth of {11 (2) over bar1} twin at the {11 (2) over bar2} twin tip, are discovered. The interfacial structures of {11 (2) over bar1} twins exhibit terraced character with short coherent facets and coherent twin boundary segments.

Topological spin texture in the pseudogap phase of a high-Tc superconductor

Zechao Wang et al.

Summary: An outstanding challenge in condensed matter physics research has been the understanding of the pseudogap (PG) phenomenon in high-temperature superconducting copper oxides. Previous experiments have shown a symmetry-broken state below the characteristic temperature T*, but lacked nanometer-scale spatial resolution. In this study, we directly observe the topological spin texture in an underdoped cuprate using Lorentz transmission electron microscopy (LTEM), revealing vortex-like magnetization density on the scale of about 100 nm. We also discuss the interplay between the topological spin texture, PG state, charge order, and superconductivity.

Growth mechanism and electronic properties of stacking mismatch boundaries in wurtzite III-nitride material

Hang Zang et al.

Summary: III-nitride materials like AlN, GaN, and InN have promising applications in the semiconductor industry, but the high defect densities resulting from the growth process can impact device performance. In this study, a first-principles investigation was conducted to understand the growth and electronic properties of stacking mismatch boundaries (SMBs) in III-nitride materials. The study revealed that SMBs can be categorized into three types based on the terrace edge of the coalescent normal and stacking-fault regions, and the type can be controlled by varying the chemical potential and initial nucleation size during growth. It was also found that SMBs produce in-gap states with various properties, such as itinerant magnetism and optical transition.

Topological spin texture in the pseudogap phase of a high-Tc superconductor

Zechao Wang et al.

Summary: This study reports the first direct observation of topological spin texture in an underdoped cuprate, YBa2Cu3O6.5, in the pseudogap state, using Lorentz transmission electron microscopy (LTEM). The spin texture features vortex-like magnetization density in the CuO2 sheets, with a relatively large length scale of about 100 nm. The study identifies the phase-diagram region in which the topological spin texture exists and demonstrates the importance of ortho-II oxygen order and suitable sample thickness for its observation by the technique.

Atomic-Scale Mechanism of Spontaneous Polarity Inversion in AlN on Nonpolar Sapphire Substrate Grown by MOCVD

Zhiqiang Liu et al.

Summary: This study investigates the polarity determination and evolution mechanism of polar wurtzite nitrides on nonpolar substrates. The findings reveal a spontaneous polarity inversion during the growth and the formation of inherent inverse grain boundaries. Additionally, it identifies the occurrence of vertical two-dimensional electron accumulation originating from the lattice symmetry breaking at the inverse grain boundary.

Cation disorder and thermoelectric properties in layered ternary compounds MBi2Te4 (M = Ge, Sn)

Hu Zhang et al.

Summary: Understanding the cation disorder in layered compounds GeBi2Te4 and SnBi2Te4 is essential for tuning the electron and thermal transport properties in thermoelectric materials. The positional disordering of heterovalent cations affects phonon propagation and reduces lattice thermal conductivity in these compounds. Both GeBi2Te4 and SnBi2Te4 exhibit degenerate n-type semiconductor behavior with high thermoelectric figures of merit at 400K.

Understanding and controlling inversion boundaries in ZnO

Daniel Scheiber et al.

Summary: The paper presents a study on the head-to-head (-O-Zn-O-) inversion boundaries (IB) in zinc oxide. Ab-initio calculations based on density-functional theory (DFT) are used to investigate the impact of impurities (Fe, Bi, Pr, Sn, Ti, and Sb) on IB formation under different atomic coverages. The results show that IBs are spontaneously formed in Sb-, Sn-, and Fe-doped ZnO, with coverages of 1/3, 1/2, and 1 monolayer, respectively. A half monolayer of Ti also reduces the IB formation energy, but it is not enough to trigger IB formation. Bi and Pr do not promote IB formation significantly under relevant conditions for ZnO sintering. Inspired by the success of DFT in evaluating IB energies, the implications for IB design and control are discussed.

Direct Determination of Band Gap of Defects in a Wide Band Gap Semiconductor

Xuexi Yan et al.

Summary: Crystal defects play a crucial role in the degradation and failure of semiconductor materials and devices. This study investigates the atomic structure and band gap of inversion domain boundaries (IDBs) in AlN and finds that the band gap of IDBs is significantly lower than that of bulk AlN. The research successfully determines the band gap of defects, providing a pathway for quantitatively evaluating the impact of defects on the performance of semiconductor materials and devices.
