Reversible total ionizing dose effects in NiO/Ga2O3 heterojunction rectifiers

Summary: NiO/Ga2O3 heterojunction rectifiers were irradiated with 1 Mrad of Co-60 gamma-rays, resulting in a 1000x reduction in forward current, a 100x increase in reverse current, and a significant decrease in the on-off ratio. The carrier concentration in the Ga2O3 drift region slightly decreased, indicating a reversible effect. The rectifiers showed no permanent ionizing dose effects and resistance to displacement damage, suggesting potential applications in harsh radiation environments with appropriate bias sequences.

β-Ga2O3 Lateral Schottky Barrier Diodes With > 10 kV Breakdown Voltage and Anode Engineering

Summary: This letter demonstrates beta-Ga2O3 lateral Schottky barrier diodes with a breakdown voltage over 10 kV achieved through anode engineering techniques. The post-anode deposition annealing enhances the Schottky barrier height and reduces the leakage current and interface state density. With the combination of the annealing technique and the designed dual field-plate structure, the breakdown voltage is significantly enhanced while the turn-on voltage remains stable. These results highlight the potential of anode engineered Ga2O3 diodes for high-voltage and high-power electronic systems.

Impact of Gamma Radiations on Static, Pulsed I-V, and RF Performance Parameters of AlGaN/GaN HEMT

Summary: This article presents a detailed investigation on the impact of gamma irradiation on passivated and unpassivated AlGaN/GaN HEMT. The study shows that gamma radiation leads to changes in the electrical characteristics of unpassivated HEMT, while the passivated HEMT remains mostly unaffected. The research also reveals a significant increase in drain current recovery after stress bias in both types of HEMTs, indicating alteration in trapping sites during gamma exposure. Possible factors causing these modifications could be improvements in gate metal barrier and reduction/rearrangement of crystal defects during gamma exposure. The intrinsic/extrinsic device parameters of passivated HEMT are found to be less affected by gamma irradiation compared to unpassivated GaN-HEMT, making it suitable for harsh environment applications.

In Situ Electrical Characteristics and Defect Dynamics Induced by Swift Heavy Ion Irradiation in Pt/PtOx /β -Ga2O3Vertical Schottky Barrier Diodes

Summary: In this study, Pt/PtOx/beta -Ga2O3 vertical Schottky barrier diodes were irradiated with 120 MeV Au (9+) swift heavy ions, and in situ I-V and C-V measurements were performed. The results show that the Schottky barrier height and ideality factor remain relatively stable within a certain range of fluence, but undergo changes when the fluence reaches a certain value, accompanied by a decrease in doping concentration and an increase in defects.

Structural stability of β-Ga2O3 under ion irradiation

Summary: In this study, an in situ irradiation experiment using a transmission electron microscope revealed that the structure of β-Ga2O3 remains intact with the exception of anisotropic lattice distortions and the appearance of additional weak reflections above a certain level of irradiation. The origin of the extra reflections was discussed.

Effect of metal contacts on (100) β-Ga2O3 Schottky barriers

Summary: The Schottky barriers of Ti, Mo, Co, Ni, Pd, and Au on (100) beta-Ga2O3 substrates were analyzed using a combination of J-V, C-V, and J-V-T measurements. The results revealed a strong positive correlation between the calculated Schottky barrier heights and the metal work functions.
