Realization of Ultra-Scaled MoS2 Vertical Diodes via Double-Side Electrodes Lamination

Summary: This study demonstrates a new approach to fabricate an ultra-short Schottky diode with a physical length approaching the atomic limit. By mechanically laminating prefabricated metal electrodes on both-sides of two-dimensional MoS2, the thinnest Schottky diode with a length of 2.6 nm is achieved, showing decent rectification behavior. Furthermore, the carrier transport mechanisms are investigated and explained through thickness-dependent and temperature-dependent electrical measurements for diodes with a length smaller than the semiconductor depletion layer.
