Two-dimensional hole gas formation at the kappa-Ga2O3/AlN heterojunction interface

Summary: Typically, semiconducting oxides and nitrides exhibit conductivity type asymmetries. In this study, p-type conductivity was observed at the kappa-Ga2O3/AlN interface. Lightly Sn-doped-Ga2O3 films were deposited on AlN/Si templates using HVPE method. Measurements on Schottky diodes and Ohmic contacts showed p-type-like behavior, and EBIC images suggested the formation of a p-type layer near the Ga2O3/AlN interface. Modelling indicated the formation of a two-dimensional hole layer at this interface, depending on the doping level and thickness of the kappa-Ga2O3.

P-type Inversion at the Surface of β-Ga2O3 Epitaxial Layer Modified with Au Nanoparticles

Summary: In this study, a beta-Ga2O3 epitaxial layer with a highly developed surface was synthesized on gold electrodes on a Al2O3 substrate, and impregnated with gold nanoparticles to achieve p-type doping. The introduction of the Au nanoparticles led to an increase in conductivity and a reversal of the electric response to air containing DMS.

Summary: Ga2O3 is a promising wide-band-gap semiconductor for high power electronics and deep ultraviolet optoelectronics. The crystallographic phase, electronic structure, and surface band bending of (InxGa1-x)2O3 thin films were systematically studied. Alloying and controlling the In content allows for modulation of the band gaps and carrier confinement. Additionally, surface electron accumulation was observed in the films.

Electronic structure of two-dimensional electron gases at differently prepared indium arsenide surfaces

Summary: By using angle-resolved photoelectron spectroscopy, the band structures of two dimensional electron gases (2DEGs) formed on InAs(001) surfaces due to band bending effect were studied. It was found that different observation phenomena were obtained for surfaces prepared by different methods. Additionally, diffusion and complex reactions of point defects induced by ion bombardment surfaces should be taken into consideration.
