Phonon thermal transport and its tunability in GaN for near-junction thermal management of electronics: A review

Summary: With the rapid increase in power density and working frequency, heat dissipation has become a crucial bottleneck in power electronics. Near-junction thermal management is the breakthrough for GaN high electron mobility transistors (HEMTs), requiring accurate thermal modeling and effective thermal design. This review comprehensively discusses phonon thermal transport in GaN and GaN HEMTs, including tuning mechanisms based on particle nature, wave nature, and topological nature of phonons.

N-polar GaN: Epitaxy, properties, and device applications

N-polar nitride heterostructures can provide benefits for these applications due to their intrinsic material properties. This article reviews the electronic and optical properties of N-polar (In, Ga, Al)N thin films and heterostructures, as well as the techniques used for their epitaxial growth. It also presents important process technologies developed for fabrication of N-polar GaN high electron mobility transistors.

A Critical Review of Thermal Boundary Conductance across Wide and Ultrawide Bandgap Semiconductor Interfaces

Summary: The emergence of wide and ultrawide bandgap semiconductors has revolutionized the advancement of next-generation power, RF, and optoelectronics, but the thermal boundary resistance at semiconductor interfaces hinders heat dissipation. Many new high thermal conductivity materials and techniques have been developed to improve thermal boundary resistance, and simulation methods have been developed to advance understanding. However, there is a large gap between experiments and simulations. This review comprehensively summarizes the experimental and simulation works, aiming to build a structure-property relationship between thermal boundary resistance and interfacial nanostructures and to improve thermal boundary resistance.

AlN/diamond interface nanoengineering for reducing thermal boundary resistance by molecular dynamics simulations

Summary: This paper investigates the influence of nanopillars on the thermal boundary resistance of AlN/diamond interfaces using Non-equilibrium Molecular Dynamics method. The optimal AlN/diamond interface with nanopillar structures can reduce the thermal boundary resistance by 28%. The analysis of vibrational density of states reveals that the enhancement of AlN intermediate frequency phonons and the shift of diamond VDOS towards lower frequency contribute to the optimization of interfacial thermal transport.

Vibrational sum frequency scattering spectroscopy is a unique tool to measure the interfacial vibrational spectrum of sub-micron to micron-scale objects dispersed in liquid and solid media. In this study, the effects of infrared absorption in spectroscopically complex bulk media are investigated, and the interfacial structures of different phases and compounds are analyzed.

Phonon transport across GaN/AlN interface: Interfacial phonon modes and phonon local non-equilibrium analysis

Strain effect on the electronic and photocatalytic properties of GaN-MSSe (M=Mo, W)

Summary: The application of strain is an important technique in tuning the physical properties of materials for renewable energy resources and nanoelectronics. The production of hydrogen through water splitting is a possible solution to the energy crisis, and the development of low-cost and efficient photocatalysts is highly desired. Through first principle investigation, the electronic properties and band alignment of GaN-MoSSe and GaN-WSSe heterostructures have been calculated, revealing Type-II band alignments and the potential for Type-III band alignment in GaN-MoSSe with compressional strain. The photocatalytic behavior of these systems indicates that GaN-WSSe is energetically favorable for water splitting at pH=0.

Phonon localization and resonance in thermal transport of pillar-based GaAs nanowires

Summary: In this study, the nanostructures of GaAs nanowires were investigated for their potential to modulate thermal conductivity. The simulation results showed that the presence of pillar-based surfaces reduced the thermal conductivity, while the axial and equivalent diameters of the pristine nanowires increased it. The perturbation introduced by the pillar-based surfaces enhanced the intensity of phonon-surface scattering, leading to a decrease in phonon transmission capacity and localization at the surface. These findings highlight the importance of nanostructures in controlling phonon thermal transport processes.

Strain-tunable carrier mobility of Fe-doped GaN: A first-principles study

Summary: Using first-principles calculations and acoustic deformation potential scattering theory, this study investigates the strain-tunable carrier mobility of Fe-doped GaN with a doping concentration of 3.125%. The results show that the electron mobility of Fe-doped GaN decreases with increasing compressive strain but increases with increasing tensile strain. In contrast, the hole mobility monotonically decreases with increasing compressive stress. The study also demonstrates that the dynamic stability of Fe-doped GaN can be maintained within a strain range of +/- 1.5%. Additionally, the tensile strain significantly improves the carrier mobility of Fe-doped GaN, especially for electron mobility. The excellent electronic properties of Fe-doped GaN could have potential applications in photoconductive switches and optoelectronic devices.

Effects of oxidation on the electronic and optical properties of GaN (0001) surface: First principles study

Summary: Surface oxidation affects the structure, electronic, and optical properties of GaN (0001). It is an exothermic process, and oxygen atoms preferentially adsorb at the H-top sites. Additionally, oxidation enhances the visible light absorption by 87.07%. These findings suggest that surface oxidation can generate novel optoelectronic properties for GaN (0001) surfaces and facilitate their application in optoelectronic devices.

Total-transmission and total-reflection of individual phonons in phononic crystal nanostructures

Summary: In this study, the coherent interference effect in a graphene superlattice structure at the microscopic phonon mode level was directly investigated through wave-packet simulations. The constructive interference and destructive interference between reflected phonons led to periodic oscillations in the transmission function, demonstrating both total-transmission and total-reflection of individual phonons. This provides direct evidence for the coherent phonon interference effect, which could help regulate phonon transport based on its wave nature.
