Warpage and residual stress analyses of post-mold cure process of IC packages

This thesis uses mold flow analysis software and mathematical models to study the effects of the fabrication process on the reliability of IC package products.

Development and verification of a cure-dependent visco-thermo-elastic simulation model for predicting the process-induced surface waviness of continuous fiber reinforced thermosets

Summary: This paper proposes a numerical prediction method for process-induced surface waviness effects in fiber reinforced plastics. The influence of reaction kinetics, chemical shrinkage, and cure-dependent viscoelastic properties are considered. The study investigates the effects of curing cycle, consolidation pressure, textile architecture, and thickness of the neat resin layer on surface quality. The results show satisfactory agreement between experiments and simulations, and the importance of relaxation in selecting the subsequent surface finishing process.

An experimental and numerical study of curing deformation considering tool-part interaction for two-step curing tooling composite materials

Summary: The effect of a specially designed two-step curing process on the curing deformation of tooling composite material was investigated experimentally and numerically for the first time. A thermo-chemical-mechanical coupled model was used to predict the cure kinetics and mechanical properties, with prediction errors within 5% and 10% for degree of cure and modulus respectively. An FE model was developed to simulate the curing process of composite structures, and its effectiveness was validated through tests and manufacturing trials. The difference in deformation between simulation and experiment was found to be 0.18 mm, and the mechanisms of curing deformation were analyzed based on experimental and numerical results.

The review emphasizes the progress in AI-assisted methods for PID prediction and control, highlighting their application prospects for Industrial 4.0.

This study provides comprehensive results on the characterization of thermo-mechanical properties, pressure dependent reaction kinetics and shrinkage of fast curing epoxy resins, which give important advice for improved process modeling and facilitate prioritisation for future characterization of such resins.

Summary: Thermal mismatch between different components in electronic products has been a significant issue affecting their reliability. This study focused on measuring several material characteristics of epoxy molding compound (EMC) and used the finite element method (FEM) to simulate the warpage induced by the molding and post processing steps. The results showed that stress relaxation of EMC played a critical role in the warpage behavior, and the post processing conditions had an impact on the warpage reduction.
