Structural transitions on Si(111) surface during Sn adsorption, electromigration, and desorption studied by in situ UHV REM

Summary: By using in situ ultrahigh vacuum reflection electron microscopy, we studied the structural transitions on the Si (1 1 1) surface induced by Sn deposition and desorption. We found that Sn deposition leads to Si-Sn intermixing and the formation of a mosaic (root 3x root 3)-Sn phase, and Sn adatom electromigration induced by DC resistive heating can cause local (root 3x root 3)-Sn double left right arrow 1 x 1-Sn structural transitions.

In Situ Reflection Electron Microscopy for the Analysis of Silicon Surface Processes: Sublimation, Electromigration, and Adsorption of Impurity Atoms

Summary: Recent studies have shown that Si(111) and Si(100) surfaces exhibit different behaviors in terms of sublimation and growth at high temperatures. Structural transformations on the Si(111) surface are demonstrated to be caused by electromigration, while Si(111) surface etching under exposure to a Se molecular beam occurs in a layer-by-layer mode.

Investigation on Ge0.8Si0.2-Selective Atomic Layer Wet-Etching of Ge for Vertical Gate-All-Around Nanodevice

Summary: A dual-selective atomic layer etching technique has been developed to control the etch rate and size of Ge nanowires in vGAAFETs, considering the selectivity between Ge0.8Si0.2 and Ge. Experimental results demonstrate that the etch rate and selectivity of Ge vary with different nitric acid temperatures.

Atomic structure of a single step and dynamics of Sn adatoms on the Si(111) - √3 x √3-Sn surface

Summary: The atomic structure and dynamics of Sn adatoms on well-ordered single steps on the Si(111) - root 3 x root 3 - Sn surface were studied using low-temperature scanning tunneling microscopy (STM) and density-functional theory-based calculations. It was found that the Sn adatoms formed potential double wells near the steps, acting as traps and causing fluctuating current in these areas.
