Machine learning-aided discovery of bismuth-based transition metal oxide double perovskites for solar cell applications

Machine-learning-assisted rational design of 2D doped tellurene for fin field-effect transistor devices

Summary: In this study, 2D tellurene was used as the parent material and modified with doping techniques to improve electronic device performance. 23 high-performance FinFET devices were prepared from 385 doping systems through first-principle calculations and machine-learning model. Theoretical calculations showed that 1S1@Te and 2S2@Te exhibit high carrier mobility and stability with electron mobility and hole mobility of 6.211×10^4 cm^2 V-1 S-1 and 1.349×10^4 cm^2 V-1 S-1, respectively. This work provides a reference for subsequent experiments and advances the development of functional materials using an ML-assisted design paradigm.
