Maxwell-Wagner Relaxation-Driven High Dielectric Constant in Al2O3/TiO2 Nanolaminates Grown by Pulsed Laser Deposition

Summary: Multilayer nanolaminates (NLs) of Al2O3 and TiO2 were fabricated using pulsed laser deposition (PLD) technique. Maxwell-Wagner relaxation-induced interfacial polarization was achieved by controlling the sublayer thicknesses and the number of interfaces. The dielectric constants and loss of ATA NLs were found to increase with reducing sublayer thickness, resulting in a high cut-off frequency.

In this study, researchers explore the use of ultrahigh-kappa single-crystalline perovskite strontium-titanium-oxide membranes as gate dielectrics for 2D field-effect transistors. These membranes have desirable properties and can mitigate the issues related to using ultrahigh-kappa dielectrics.

Progress and prospects of III-nitride optoelectronic devices adopting lift-off processes

Summary: Lift-off processes are advanced techniques that enable the detachment of epitaxial III-nitride thin films from conventional substrates, allowing for the realization of novel device designs and structures. Epitaxial lift-off (ELO) processes can transfer the entire film to different substrates to achieve various functionalities, and partial ELO techniques can be used to create unconventional device structures or geometries. This review paper summarizes the development of lift-off strategies and processes for III-nitride materials and devices, and provides insights into future directions of this technology.

Giant pyroelectricity in nanomembranes

Summary: This study experimentally investigated the pyroelectric behavior of three different pyroelectric materials at varying thicknesses. The results showed that the pyroelectric coefficient increased rapidly as the thickness of the free-standing sheets decreased. The study also found that materials with chemical bonds along the out-of-plane direction exhibited the greatest dimensionality effect on pyroelectricity.

Combining Freestanding Ferroelectric Perovskite Oxides with Two-Dimensional Semiconductors for High Performance Transistors

Summary: We demonstrate the fabrication of field-effect transistors based on single-layer MoS2 and a thin layer of BaTiO3 (BTO) dielectric. The thin BTO provides a high-kappa gate dielectric effectively screening Coulomb scattering centers. These devices show higher mobilities compared to standard SiO2 dielectrics and are comparable to devices using hexagonal boron nitride. The ferroelectric character of BTO induces a robust hysteresis in the current vs gate voltage characteristics, making it attractive for memory storage applications. Our results open up possibilities for integrating complex oxides with strongly correlated physics in 2D-based devices.

Chip-less wireless electronic skins by remote epitaxial freestanding compound semiconductors

Summary: Recent advances in flexible and stretchable electronics have led to the development of electronic skin (e-skin)based health monitoring platforms. Conventional wireless e-skins use rigid integrated circuit chips, while chip-less wireless e-skins use surface acoustic wave sensors made of piezoelectric materials, which offer highly sensitive, low-power, and long-term sensing capabilities for monitoring strain, ultraviolet light, and ion concentrations in sweat. These findings provide new routes for creating inexpensive and versatile wireless health monitoring devices.

Epitaxial Lift-Off of Flexible GaN-Based HEMT Arrays with Performances Optimization by the Piezotronic Effect

High-k dielectrics for 4H-silicon carbide: present status and future perspectives

The use of SiO2 in 4H-SiC technologies is not ideal due to poor SiO2/4H-SiC interface quality and low dielectric constant, leading to efforts to use high-kappa dielectrics like Al2O3, AlN, HfO2 to overcome this issue and improve device performance. This paper assesses the current status and future perspective of high-kappa dielectrics on 4H-SiC devices based on structural, electrical, and interfacial characteristics.
