Pulsed X-Ray Detector Based on an Unintentionally-Doped High Resistivity ε-Ga2O3 Film

Jing Wang et al.

Summary: In this study, ultrafast X-ray detectors were fabricated using a high resistivity unintentionally-doped epsilon-Ga2O3 film grown on sapphire by metal-organic chemical vapor deposition (MOCVD). The detector exhibited low dark current and high sensitivity, with stable and repeatable transient response under switching X-ray illumination. Furthermore, the detector achieved pulsed X-ray detection with a narrow time resolution. These results demonstrate the great potential of MOCVD-grown high-resistivity epsilon-Ga2O3 film for ultrafast X-ray detection.

Structure and Thermal Stability of ε/κ-Ga2O3 Films Deposited by Liquid-Injection MOCVD

Edmund Dobrocka et al.

Summary: We studied the crystal structure and thermal stability of epsilon/kappa-Ga2O3 thin films grown by liquid-injection metal-organic chemical vapor deposition. X-ray diffraction and electron diffraction analysis were performed to distinguish between epsilon and kappa phases. The films showed a high thermal stability up to 1100 degrees C, but prolonged annealing at this temperature led to partial transformation to beta-phase Ga2O3 and possible amorphization of the films.

Silane-Mediated Expansion of Domains in Si-Doped κ-Ga2O3 Epitaxy and its Impact on the In-Plane Electronic Conduction

Piero Mazzolini et al.

Summary: Unintentionally doped kappa-Ga2O3 epitaxial films on sapphire substrates exhibit columnar rotational domains that inhibit in-plane electronic conduction. The introduction of silane doping increases the domain size and mobility, improving in-plane conduction. Non-destructive techniques based on X-ray diffraction and Raman spectroscopy can be used to compare domain dimensions.

Photoconductive and photovoltaic metal-semiconductor-metal κ-Ga2O3 solar-blind detectors with high rejection ratios

Mei Cui et al.

Summary: In this study, Ga2O3 solar blind photodetectors with different metal-semiconductor contact configurations were constructed and their performance was compared. The Ti/Ga2O3/Ti device operated in a photoconductive mode with high responsivity and rejection ratio, but exhibited sub-gap response and high dark current. The Ni/Ga2O3/Ni device operated in a mixed photovoltaic and photoconductive mode with decent photoresponsivity, high rejection ratio, and eliminated slow photoresponse.

Thermodynamic and Kinetic Effects on the Nucleation and Growth of ε/κ- or β-Ga2O3 by Metal-Organic Vapor Phase Epitaxy

Matteo Bosi et al.

Summary: This paper focuses on growing beta- and epsilon/kappa-Ga2O3 thin films using metal-organic vapor phase epitaxy on c-plane sapphire at temperatures between 610 and 650 degrees C. The study shows that tuning the growth rate of the film can result in obtaining both beta- and epsilon-Ga2O3, with the experimental findings discussed in the framework of classical nucleation theory and Ostwald's step rule to understand the interplay of thermodynamic and kinetic effects. The experimental conditions enabling the nucleation and growth of the desired Ga2O3 polymorph are identified and explained, highlighting the fundamental and technological relevance of this work.

ε-Ga2O3 Thin Film Avalanche Low-Energy X-Ray Detectors for Highly Sensitive Detection and Fast-Response Applications

Zhipeng Zhang et al.

Summary: This study demonstrates the preparation of large area ε-Ga2O3 thin films by metal-organic chemical vapor deposition for efficient low-energy X-ray detectors with high sensitivity to detect low-energy X-rays. The detectors utilize an avalanche multiplication mechanism in back-to-back Au-Ga2O3 Schottky diodes, achieving high carrier multiplication and photocurrent gain for improved charge collection efficiency. The ε-Ga2O3 thin films show high crystallization quality, low trap density, and high breakdown voltage, enabling their usage in applications requiring fast response time and low detectable dose rate.

Band Gap Engineering in β-Ga2O3 for a High-Performance X-ray Detector

Zhiwei Li et al.

Summary: Al-doped beta-Ga2O3 single crystals with high resistivity were obtained through band gap engineering in this study, resulting in the preparation of a high-performance X-ray detector with high sensitivity and fast response speed. The detector demonstrated significantly higher performance compared to commercial amorphous Se X-ray detectors, with a sensitivity 42 times higher and both rise time and decay time less than 0.05 s. The high performance was attributed to the high resistivity and quality of the crystal.
