Evolution and influence of GaN/AlN heterointerface during the thinning process of GaN film

Summary: Investigation on the evolution and influence of the GaN/AlN heterointerface during the thinning process of GaN films reveals that dislocation and phase transformation are the main defects causing stress concentration. Thinning leads to the reduction of dislocation and promotes the transformation from hexagonal to cubic structure. The heterointerface hinders heat conduction, resulting in higher temperature of the GaN film.

Vibrational characteristics of functionally graded graphene origami-enabled auxetic metamaterial beams based on machine learning assisted models

Tunable spin electronic and thermoelectric properties in twisted triangulene π-dimer junctions

Interfacial engineering for the enhancement of interfacial thermal conductance in GaN/AlN heterostructure

Summary: Effective heat dissipation is crucial for the development and commercialization of GaN-based high-power electronic and photonic devices, but it faces challenges due to the bottleneck problem of GaN/AlN heterointerface. This study explores the improvement of interfacial thermal conductance by tailoring interfacial crystal structure and phase morphology, with findings that the presence of rock salt phase AlN significantly affects thermal transport. Molecular dynamics simulations show that heat dissipation at the GaN/AlN interface is dominated by phonons diffusely scattered by the amorphous region, and ITC can be enhanced by recrystallizing amorphous AlN to rock salt phase.

Anharmonic phonon-phonon scattering at the interface between two solids by nonequilibrium Green's function formalism
