Dispersion and Polishing Mechanism of a Novel CeO2-LaOF-Based Chemical Mechanical Polishing Slurry for Quartz Glass

Summary: Quartz glass has excellent physicochemical properties and is widely used in modern high technology. Traditional polishing slurry, which often contains strong acid, strong alkali, and corrosive additives, causes environmental pollution and damages the parts. To address these issues, a novel quartz glass polishing slurry was developed using cerium oxide, Lanthanum oxyfluoride, potassium pyrophosphate, sodium N-lauroyl sarcosinate, and sodium polyacrylate. The slurry showed improved suspension stability and resulted in a smoother sample surface with a lower surface roughness and higher material removal rate compared to the current industry standard.

Synthesis, characterization of CeO2@ZIF-8 composite abrasives and their chemical mechanical polishing behavior on glass substrate

Summary: In this study, a series of composite abrasives CeO2@ZIF-8 were prepared by growing different amounts of zeolitic imidazolate framework (ZIF-8) material on cerium oxide particles, aiming to increase the concentration of Ce3+. The results showed that when the content of ZIF-8 in the CeO2@ZIF-8 composite abrasive was 1.95 wt%, the material removal rate reached up to 22.2 μm/h, which was 28% higher than that of pure ceria abrasive, while achieving a lower surface roughness of 1.23 nm. XPS analysis confirmed an increase in the concentration of Ce3+ ions on the CeO2@ZIF-8 composite abrasive surface. Contact angle tests indicated superior wettability on glass substrates. The synergy between these factors significantly promoted the chemical reaction process and resulted in outstanding polishing performance.

The Effects of Precursors on the Morphology and Chemical Mechanical Polishing Performance of Ceria-Based Abrasives

Summary: Different morphologies of rare earth carbonates were studied for their influence on the performance of ceria-based abrasives. It was found that ceria-based abrasives prepared from nearly monodisperse near-spherical precursors exhibited better uniformity and higher dispersion, achieving the lowest R-a and a higher MRR during polishing of TFT-LCD glass substrates.

The findings demonstrate a reliable relationship between Ce3+ concentration and the rate of oxide removal, with the potential to significantly improve removal efficiency.
