Mechanisms of Silicon Surface Passivation by Negatively Charged Hafnium Oxide Thin Films

Ailish Wratten et al.

Summary: This study investigates the effective surface passivation mechanism of silicon with hafnium oxide thin films grown via atomic layer deposition (ALD). The study finds that postdeposition annealing can activate the passivation, with the most effective temperature being 475°C. The passivation level continues to increase with higher annealing temperatures, reaching a peak at 475°C, and then decreases above this temperature due to a loss of chemical passivation.

Benjamin Hammann et al.

Summary: The recombination parameter J(0)(s) is essential for characterizing surface recombination, and its calculation requires various methods and models. This study investigates the impact of recent revisions to the models for Auger and radiative recombination in crystalline silicon on J(0)(s). It provides a detailed explanation of the origin and potential methods for obtaining J(0)(s) from effective lifetime measurements and simulations, including fitting the full lifetime curve and a novel approach based on reparameterizing the excess charge carrier density ?n.

Polysilicon contact structures for silicon solar cells using atomic layer deposited oxides and nitrides as ultra-thin dielectric interlayers

Christian Reichel et al.

Summary: Polysilicon contact structures were investigated with ultra-thin atomic layer deposited (ALD) oxide and nitride interlayers, showing that ALD SiOx single interlayers provided good passivation quality while ALD SiNx single interlayers also showed promising passivation quality. However, AlOx and AlNx interlayers only allowed for a moderate effect, and TiOx interlayers exhibited very poor passivation quality.

Comparison of firing stability between p- and n-type polysilicon passivating contacts

Di Kang et al.

Summary: This study compares the firing response of ex-situ doped p- and n-type polysilicon passivating contacts and identifies mechanisms underlying their distinct firing behavior. It is found that p-type poly-Si exhibits greater firing stability and is less affected by firing temperature compared to n-type poly-Si. The difference in firing impact is attributed to the different effective hydrogen diffusivity of p- and n-type poly-Si.

Reassessment of the intrinsic bulk recombination in crystalline silicon

T. Niewelt et al.

Summary: This study characterizes and optimizes next-generation silicon solar cell concepts by accurately assessing intrinsic recombination in crystalline silicon. By fabricating high-quality silicon sample sets and considering reabsorption effects, the researchers were able to extract the lifetime limitation due to Auger recombination. The revised fundamental limiting power conversion efficiency for single-junction crystalline silicon solar cells provides greater accuracy and alignment with actual recombination processes in silicon-based photovoltaics.

Enhanced Surface Passivation of Subnanometer Silicon Dioxide Films by Superacidic Treatments

Nicholas E. Grant et al.

Summary: Surface passivation of subnanometer SiO2 films can be enhanced by up to 2 orders of magnitude through a simple room temperature treatment with the superacid TFSA. The enhanced passivation is mainly due to a reduction in interface defect density and the presence of negative charge.

Impurity Gettering in Polycrystalline-Silicon Based Passivating Contacts-The Role of Oxide Stoichiometry and Pinholes

Zhongshu Yang et al.

Summary: This study investigates the blocking effects of SiOx interlayers in poly-Si/SiOx structures and identifies the factors that determine these effects. It suggests using SiOx interlayers with lower stoichiometry or higher pinhole density for fast impurity gettering during the high-temperature formation of poly-Si/SiOx structures.

Summary: This paper reviews the recent evolution of crystalline silicon solar cells, analyzes the current status of research and industrial development, and looks into the future prospects. The improvements in materials and processing have greatly reduced the cost and increased the efficiency of crystalline silicon photovoltaics, making it an important low-cost source of electricity. The paper also discusses the challenges and requirements for other photovoltaic technologies to compete with silicon on the mass market.

Modelling of Kelvin probe surface voltage and photovoltage in dielectric-semiconductor interfaces

Ruy Sebastian Bonilla

Summary: Characterising dielectric-semiconductor interfaces using Kelvin probe surface voltage and photovoltage has become a widely adopted method for evaluating the electrical properties of optoelectronic devices. This work presents an updated theoretical treatment that incorporates four critical mechanisms to model the results of these measurements. By considering the charge concentration in interface surface states, charge distribution in different locations of a surface dielectric thin film, changes in effective lifetime and excess carrier density due to charge redistribution, and the non-uniformity of charge observed on large scale thin film coatings, the model provides crucial insights into the mechanisms underlying surface potential in semiconductors. This understanding can greatly contribute to the design and development of improved optoelectronic devices.

Summary: Ultra-thin passivating films of SiO2, Al2O3, and HfO2 were created through plasma-enhanced atomic layer deposition and annealing. It was found that thin negatively charged HfO2 layers exhibited excellent passivation properties, making them a promising candidate for future passivating contacts in high-efficiency silicon solar cells.

LeTID Sensitivity of Gallium- & Boron-doped Cz-Si PERC Solar Cells with an Average Conversion Efficiency of 23.6 %

Kersten Friederike et al.

Summary: This work investigates the performance and reliability of industrial Boron- and Gallium-doped p-type monocrystalline silicon solar cells with dielectrically passivated rear side. The study shows that the well-known degradation effect caused by boron-oxygen can be avoided by using gallium as a dopant. However, it also reveals that the so-called Light and elevated Temperature Induced Degradation (LeTID) can occur in Gallium-doped p-type Czochralski silicon solar cells and cannot be easily suppressed. The study demonstrates the possibility of reducing LeTID by adjusting the cell process and processing sequence.

The stability of gallium-doped PERC cells under illumination varies, with some cells exhibiting degradation and recovery resembling LeTID, while others remain stable.

Understanding Light- and Elevated Temperature-Induced Degradation in Silicon Wafers Using Hydrogen Effusion Mass Spectroscopy

Summary: Hydrogen has been shown to play a significant role in light- and elevated temperature-induced degradation in silicon devices. Quantitatively assessing hydrogen in photovoltaic applications is challenging. Experiments demonstrated that the amount of hydrogen effused from silicon nitride and aluminum oxide dielectric films correlates strongly with the observed extent of LeTID in multicrystalline silicon wafers.

Understanding the impurity gettering effect of polysilicon/oxide passivating contact structures through experiment and simulation

AnYao Liu et al.

Summary: The paper presents a method to separately quantify the impact of each component on the overall gettering effect of poly-Si/SiOx passivating contact structures. Experimental and simulation results confirm the heavily doped poly-Si layer acts as the main gettering sink, while the presence of different SiOx interlayers determines the overall gettering rate. Different SiOx interlayers demonstrate varying degrees of blocking effects on impurity diffusion.

Thermal activation of hydrogen for defect passivation in poly-Si based passivating contacts

Summary: This study compares different hydrogen sources for chemically passivating defects in TOPCon structures, and finds that Al2O3 capping layers provide higher surface passivation levels and thermal stability compared to SiNx. Al2O3 also prevents hydrogen diffusion and deterioration of passivation quality in TOPCon structures.
