Highly Sensitive and Stable Self-Powered UV Photodetector Based on Amorphous ZnGa2O4/NiO Type-II p-n Heterojunction via Low-Temperature and Band Alignment

Summary: This study presents an effective fabrication strategy for the amorphous ZnGa2O4/NiO heterojunction self-powered ultraviolet (UV) photodetector, considering both low-temperature and band alignment issues. The device demonstrates excellent photovoltaic effect, with ultralow dark current, satisfactory response sensitivity, high detectivity, and fast response speed. Compared to previous UV photodetectors, the proposed device exhibits high responsivity and excellent detectivity, indicating its ability to detect weak signals. The remarkable photoelectric detection capability is attributed to the strong absorption of UV light by amorphous ZnGa2O4 and type-II band alignment at the heterojunctions. Additionally, the photodetector maintains stable functioning without degradation even after two months without external power supply. This work provides a valuable reference for high-performance ZnGa2O4-based UV photodetectors and opens up possibilities for practical industrial production and flexible applications.

Light-Stimulated Synaptic Transistor with High PPF Feature for Artificial Visual Perception System Application

Applications of Lead-Free Cs2AgBiBr6 Single Crystals in Photodetectors and Self-Powered Photodetectors by Symmetric/Asymmetric Electrodes

Summary: Lead halide hybrid perovskites have been extensively studied as light-harvesting materials due to their unique optoelectrical characteristics and easy deposition method. However, toxicity and stability issues have hindered their further development. In this study, stable lead-free Cs2AgBiBr6 single crystals with excellent photoelectric properties were prepared. Symmetric Au electrodes resulted in photodetectors with broad spectral response, high responsivity, external quantum efficiency, and detectivity. Interestingly, asymmetric electrodes (Au and Ag) led to the development of the first self-driven photodetector based on the lead-free perovskite single crystals, showing good photoresponse properties at 0 V bias. Both devices demonstrated short response times at the microsecond scale and good stability without encapsulation, indicating great potential for optoelectronic device applications.

Improved electrical ideality and photoresponse in near-infrared phototransistors realized by bulk heterojunction channels

Programmable van-der-Waals heterostructure-enabled optoelectronic synaptic floating-gate transistors with ultra-low energy consumption

Summary: In this study, a programmable optoelectronic synaptic floating-gate transistor based on multilayer graphene/h-BN/MoS2 van der Waals heterostructures was demonstrated. The device achieved both plasticity emulation and modulation, and had a large memory ratio between program and erase states due to the dynamic tunneling process of photogenerated carriers. By applying a program/erase voltage spike, the device could function as a functional or silent synapse, providing programmable operation in optoelectronic synaptic transistors. The program state also resulted in ultra-low energy consumption per light spike event.
