Investigation of the dielectrically modulated electron hole bilayer tunnel field effect transistor for biomolecule detections

Summary: This work proposes a Dielectrically Modulated Electron-Hole Bilayer Tunnel Field Effect Transistor (DMEHBTFET) architecture for biosensing applications. The proposed structure incorporates extended source and drain pockets to ensure vertical band-to-band tunneling dominated transduction. The device physics and sensing performance of the proposed DM-EHBTFET have been comprehensively analyzed and compared with other tunneling-based DMTFETs and DMFETs. The results show that the optimized DM-EHBTFET outperforms conventional LT-/VT- DMTFETs and reported DMFETs/DMTFETs in terms of sensitivity improvement.

Dielectric Modulated Doping-Less Tunnel Field-Effect Transistor, a Novel Biosensor Based on Cladding Layer Concept

Summary: In this paper, a novel dielectric modulated TFET-based biosensor is introduced, which utilizes the cladding layer concept to induce holes in the intrinsic Ge source region. Two nano-cavities are carved in the cladding layers to be filled by biomolecules. The proposed doping-less structure allows the presence of different biomolecules in the cavities to modulate the density of charge carriers and energy band diagram of the source, impacting the sensor characteristics. The sensor characteristics, sensitivity, and selectivity are investigated through a calibrated simulation framework, and the proposed biosensor demonstrates remarkable sensing performance at low operating voltages, making it a promising candidate for ultra-low power applications.

Simulation Study of Dual Metal-Gate Inverted T-Shaped TFET for Label-Free Biosensing

Summary: This article proposes and analyzes an inverted T-shaped tunnel field-effect transistor (TFET) with a dual metal gate (DMG) as a label-free biosensor using 3-D technology computer aided design (TCAD) simulations. The article compares the performance of the traditional inverted T-type TFET and the inverted T-type TFET with the DMG structure when used as a sensor. The electrical characteristics and sensitivity of the DMG structure and the single metal gate (SMG) structure as biosensors are analyzed. Results show that the inverted T-shaped TFET biosensor with the DMG structure has better sensitivity and electrical characteristics. Factors such as filling degree and temperature are also analyzed for their impact on the biosensor.
