Chemical potential gradient induced formation of Kirkendall voids at the epitaxial TiN/MgO interface

Effect of capping layer on the ferroelectricity of hafnium oxide

Summary: In this study, we investigated the impact of an aluminum oxide (AlOx) capping layer on a dopant-free hafnium-oxide (HfO2) ferroelectric layer. Our experimental results showed that the AlOx-capped HfO2 ferroelectric capacitor exhibited significant improvements in ferroelectric polarization strength and comparable electrical stress resistance compared to a control HfO2 ferroelectric capacitor with weak ferroelectric hysteresis. Furthermore, treating the AlOx capping layer with nitrogen effectively reduced the generation of defect traps near the tantalum nitride (TaN) electrode interface under negative-bias voltage stress. Therefore, the performance enhancements can be attributed to the introduction of the AlOx capping layer and the precisely controlled nitrogen plasma treatment, which improve interface traps and stabilize the ferroelectric phase transformation during the high-temperature annealing process.

Epitaxial TiN/MgO multilayers with ultrathin TiN and MgO layers as hyperbolic metamaterials in visible region

Summary: TiN has been used as an alternative candidate to noble metals in the fabrication of multilayers, achieving ultrathin metal layers with high crystallinity. These multilayers exhibit extraordinary optical properties such as plasmonic resonance in the visible range and strong optical anisotropy. The real part of dielectric permittivity shows opposite optical anisotropy in different wavelength ranges, a novel property realized in a multilayer system.

First-principles study on growth mechanism of TiN on MgO (100) and (110) surfaces

Summary: In this study, first-principle calculations were used to investigate the growth mechanism of TiN on MgO substrates, revealing that the effect of MgO substrate template could be divided into coherent epitaxial layer and transition layer. The critical sizes for MgO(100)/TiN(100) and MgO(110)/TiN(110) systems were found to be four and five atomic layers (TiN), respectively. Additionally, the interfacial energy and work of adhesion of the MgO(100)/TiN(100) system were smaller than those of MgO(110)/TiN(110) system during the nucleation process. The interfacial and surface properties of MgO/TiN systems were closely related to the MgO substrate, especially in the early stages of nucleation.
