Type-II MoSi2N4/MoS2 van der Waals Heterostructure with Excellent Optoelectronic Performance and Tunable Electronic Properties

Xuhui Xu et al.

Summary: We propose a 2D MoSi2N4/MoS2 van der Waals heterostructure for light harvesting and photovoltaic applications, showing excellent optical absorption and photocurrent density. External electric field and biaxial strain can effectively regulate the band gap and band alignment, and tensile strain significantly enhances the optical absorption and total photocurrent. These findings reveal the potential of MoSi2N4/MoS2 vdWH as a new alternative for optoelectronic devices and provide new possibilities for designing strain-tunable photovoltaic devices.

Characteristic excitonic absorption of MoSi2N4 and WSi2N4 monolayers

Hongling Liu et al.

Summary: In this study, the excited-state properties of MoSi2N4 and WSi2N4 monolayers were investigated using first-principles calculations and many-body perturbation theory. The results show that MoSi2N4 and WSi2N4 monolayers exhibit large band gap renormalizations due to quasiparticle corrections, exceeding 1 eV. The spin-orbit coupling in these materials leads to the formation of characteristic A and B excitons with binding energies of about 1 eV. MoSi2N4 demonstrates a higher abundance of excitons (A', B', and C excitons), making it a promising material for exploring intra- and inter-exciton transitions. The confinement of low-energy excitons in the middle MoN2/WN2 layer hinders their potential for excitonic photocatalysis, while the valley states based on excitons can be protected by SiN layers from both sides.

Tunable electronic properties and band alignments of MoSi2N4/GaN and MoSi2N4/ZnO van der Waals heterostructures

Jin Quan Ng et al.

Summary: Van de Waals heterostructures (VDWH) are an emerging strategy to engineer the electronic properties of two-dimensional material systems. By investigating the synergy of MoSi2N4 with wide-bandgap 2D monolayers of GaN and ZnO, researchers found that MoSi2N4/GaN is a direct bandgap type-I VDWH, while MoSi2N4/ZnO is an indirect bandgap type-II VDWH. Modifying the band structures of these VDWHs by applying electric field or mechanical strain shows promise for ultracompact optoelectronic applications.

Two-Dimensional Metal/Semiconductor Contact in a Janus MoSH/MoSi2N4 van der Waals Heterostructure

Chuong Nguyen et al.

Summary: We have successfully synthesized single-layer metallic Janus MoSH and semiconducting MoSi2N4 and investigated their electronic and interfacial features. The metal/semiconductor MoSH/MoSi2N4 contact forms a p-type Schottky contact with a small Schottky barrier. Furthermore, we found that the electronic structure and interfacial features of the MoSH/MoSi2N4 vdW heterostructure can be tuned under strain and electric fields.

A first principles analysis of oxidation in titanium alloys with aluminum and vanadium

R. Sharon Uwanyuze et al.

Summary: We conducted first principles computations to study the mechanisms of oxygen accommodation on titanium surfaces doped with aluminum and vanadium. Our findings explain on an atomic level why titanium alloys with aluminum and vanadium have better oxidation resistance than pure titanium. The results show that oxygen atoms concentrate on the surface and have a relatively high energy barrier to migrate into the titanium lattice.

Summary: Chemical modification and vertical stacking of two-dimensional materials are studied for new nanoelectronic devices in this research. Density Functional Tight Binding (DFTB) calculations are used to investigate a field-effect device based on lateral and vertical heterostructures of 2D materials. The device consists of a phosphorene channel protected by graphene sheets, which act as contacts and are divided into the source and drain by local hydrogenation. Tunable type-II band alignment and electronic structure of C3N4/MoSi2N4 heterostructure: Interlayer coupling and electric field

Cuong Q. Nguyen et al.

Summary: In this study, the atomic and electronic structures of the C3N4/MoSi2N4 van der Waals heterostructure (vdWH) were investigated. It was found that the C3N4/MoSi2N4 vdWH has a semiconductor characteristic with a band gap in the visible light range, indicating strong optical absorption. The band edges of the C3N4/MoSi2N4 vdWH originate from the C3N4 and MoSi2N4 layers, resulting in a type-II band alignment. Furthermore, the electronic structure and band alignment types can be flexibly tuned by external electric field and interlayer distance change.
