Mixed dimensional Transition Metal Dichalcogenides (TMDs) vdW Heterostructure based Photodetectors: A review

Summary: In the past two decades, low-dimensional nanomaterials have been widely used in the development of photodetectors due to their exceptional electronic and optical properties. However, developing broadband photodetectors with high responsivity using a single low-dimensional material remains a challenge. To address this, researchers have started exploring mixed-dimensional van der Waals heterostructures, which exhibit wide absorption capabilities, low dark current, ultrahigh photoresponsivity, and fast response time. This review provides a comprehensive compilation of transition-metal dichalcogenides based mixed-dimensional van der Waals heterostructure broadband photodetectors, highlighting the fundamentals of photodetectors, recent progress in mixed-dimensional heterostructures, and future directions for development.

Effective ways to enhance the performance of n-MoS2/p-CuO heterojunction based self-powered photodetectors

Summary: The present study proposes two effective routes to enhance the response time and detection range of the n-MoS2/p-CuO heterojunction. Firstly, by inserting an insulating AlN layer between MoS2 and CuO, the traditional p-n junction transforms into a Semiconductor-Insulator-Semiconductor (SIS) structure, achieving superior carrier tunneling mechanism. Secondly, the detection range is extended to the UV region by adding MoS2 quantum dots (QDs) on the surface of MoS2 layer. The results demonstrate that the n-MoS2/AlN/p-CuO (SIS) heterojunction with MoS2 QDs has great potential for next-generation ultrafast optoelectronics applications.

Remotely tuned multistate resistive switching in MoS2/NiMnIn thin film heterostructure for highly flexible ReRAM application

Summary: This article presents a Cu/MoS2/NiMnIn memory structure for flexible electronics, and investigates the resistive switching characteristics. Two different devices were fabricated, one without sulfur vacancies and one with sulfur vacancies in the MoS2 thin film. The memory structure showed stable resistive switching behavior, good endurance cycles and data retention capability. Furthermore, the external temperature and magnetic field were found to affect the SET voltage and enhance the data storage capability of the device.

Enhanced Synaptic Characteristics under Applied Magnetic Field in V2O5/NiMnIn-Based Switching Device for Neuromorphic Computing

Summary: A flexible memory structure Al/V2O5/NiMnIn on a stainless steel substrate was fabricated for neuromorphic applications. The device demonstrated gradual SET and RESET switching characteristics, good consistency, and excellent data retention capability. The conduction mechanism in the low-resistance state was Ohmic, while in the high-resistance state it was trap-controlled modified space charge conduction. Oxygen vacancies were found to form the conduction filament. The device's conductance change was observed by applying consecutive voltage pulses, showing similarity to biological memory synapse.

Advances in 2D materials based mixed-dimensional heterostructures photodetectors: Present status and challenges

Retina-inspired in-sensor broadband image preprocessing for accurate recognition via the flexophototronic effect

Summary: This research develops a retina-inspired 2D molybdenum disulfide (MoS2)-based vision sensor capable of both broadband perception and preprocessing functions. Furthermore, the artificial neural network remarkably enhances the recognition accuracy from 35% to 90% due to preprocessing validity. MoS2/SnO2 heterojunction-based self-powered photodetector

Summary: A heterostructure of MoS2/SnO2 has been fabricated to achieve self-powered broadband photodetection ranging from UV-visible to near-infrared wavelength by utilizing the built-in electric potential at SnO2/MoS2 interface. The device exhibits excellent photoresponse with high responsivity and detectivity under near-infrared illumination, as well as fast response time. The excellent performance is attributed to the high electron transport behavior of SnO2 and the built-in electric field at the interface.

Mechanical Modulation of 2D Electronic Devices at Atto-Joule Energy via Flexotronic Effect

Summary: In addition to electrical, optical, and magnetic fields, mechanical forces have shown a strong ability to modulate semiconductor devices. This study reports a large mechanical modulation of electronic properties in semiconductor materials with a large Young's modulus-based force FET. The FET exhibits ultralow switching energy dissipation and almost zero leakage power, surpassing the performance of electronic FETs. These findings pave the way for practical applications of high-power efficiency nanoforce modulation devices.

Highly-Bendable MoS2/SnS Flexible Photodetector with Broadband Infrared Response

Summary: A highly-bendable flexible photodetector based on MoS2/SnS amorphous blended film was fabricated in this study. It exhibited a broadband response range and excellent stability. Compared to an intrinsic MoS2 photodetector, the responsivity of this photodetector was 1128 times larger at 808 nm and had a four-fold acceleration in response time. It could withstand bending with a radius as low as 3 mm for over 2000 bending-flatting cycles without significant performance decay. Additionally, it showed ultrastrong stability in photoresponse exposed to air for 200 days.

Electrically Modulated Wavelength-Selective Photodetection Enabled by MoS2/ZnO Heterostructure

Ultrafast photoresponse in n-MoS2/AlN/p-Si (SIS) heterojunction based visible to NIR photodetectors

Summary: In this study, n-MoS2/p-Si and n-MoS2/AlN/p-Si Semiconductor-Insulator-Semiconductor (SIS) heterojunctions based photodetectors were fabricated using dc magnetron sputtering technique. The results showed that the insertion of an ultrathin insulating AlN layer significantly improved the responsivity and response time of the heterojunctions.

A MoS2/CuO-based hybrid p-n junction for high-performance self-powered photodetection

Summary: In this study, a p-n heterojunction based on two-dimensional MoS2 and CuO was integrated, achieving self-powered and broadband photodetection at an illumination of 12.5 μW/cm². The device exhibited enhanced photoresponse at a reverse bias of -1.0 V, attributed to the built-in electric voltage and rectifying diode characteristics of the MoS2/CuO heterostructure.

Spin valve effect in sputtered FL-MoS2 and ferromagnetic shape memory alloy based magnetic tunnel junction

Detailed investigation on the thickness and temperature-dependent behavior of tunneling magnetoresistance (TMR) in the MTJ was conducted, providing insights for advanced magnetic device applications using sputtered FL-MoS2 and ferromagnetic shape memory alloy in ultrafast spintronics.

Rhenium substitutional doping for enhanced photoresponse of n-SnSe2/p-Si heterojunction based tunable and high-performance visible-light photodetector

Summary: In this study, tin diselenide (SnSe2) was doped with Rhenium (Re) transition metal using Direct Vapor Technique (DVT) and scaled down to nanoscale dimensions. The synthesized nanocrystals exhibited enhanced absorption in the visible region and improved electrical conduction, leading to a higher peak photoresponsivity and Detectivity in the photodetector. This work serves as a prototype for metal doping in multilayered semiconductors for high-performance optoelectronic devices.
