High-Performance Solar-Blind UV Phototransistors Based on ZnO/Ga2O3 Heterojunction Channels

Summary: High-performance solar-blind (200-280 nm) ultraviolet (UV) photodetectors based on a low-cost thin-film ZnO/Ga2O3 heterojunction are constructed. The optimized photodetector shows high spectral selectivity, a high photo-to-dark current ratio, and fast response speed under 254 nm UV light. The use of a gate electrode in the three-terminal phototransistor amplifies responsivity and increases the photo-to-dark current ratio, while the built-in electric field at the ZnO/Ga2O3 heterojunction controls electron distribution and enhances device performance.

Self-Powered Flexible Ultraviolet Photodetectors Based on CuI/a-ZTO Heterojunction Processed at Room Temperature

Summary: In this study, a vertically structured ultraviolet photodetector based on CuI/ZTO heterojunction was obtained by utilizing zinc-tin oxide (a-ZTO) amorphous oxide as the n-type layer and p-type CuI grown by the thermal evaporation method. The detector demonstrates self-powered properties, with a high on-off ratio and rapid response. Furthermore, a flexible photodetector on PET substrate was constructed, showing fast response and durability in the bending state. The combination of amorphous oxide and CuI has the potential for ultraviolet photodetectors, and will expand the application range of high-performance flexible/transparent optoelectronic devices in the future.

Summary: In this paper, we demonstrate the application of ZnO nanowires (NWs) and silicon-based type-II PN heterojunction in self-powered photodetection for UV-Visible-Infrared light. The ZnO NWs were highly crystalline and aligned along the c-axis. The Ag/n-ZnO NWs/p-Si/Ag PN heterojunction exhibited significant photoresponse even at zero bias, under the illumination of commercially available UV-Visible-NIR LEDs, making it a viable self-powered photodetector.

Fabrication and characterization of ultra-thin ZnO based bottom gate thin film transistor for UV detection

Summary: A RF sputtered ZnO thin film was used to fabricate a thin film transistor (TFT) on a Si substrate with SiO2 gate oxide. The ZnO film exhibited good structural and optical properties, with high-quality absorbance in UV spectra and relatively good transmittance in the visible region. The electrical performance of the TFT was studied and simulated, showing good agreement between the experimental and simulated results. Additionally, the device demonstrated UV detection capability with different threshold voltages under dark light and UV light.

Enhanced-Performance Self-Powered Solar-Blind UV-C Photodetector Based on n-ZnO Quantum Dots Functionalized by p-CuO Micro-pyramids
