Density functional theory insights of phonons modes behaviours in AlScN for surface acoustic wave applications

AlScN films prepared by alloy targets and SAW device characteristics

Summary: In this paper, a SAW device based on piezoelectric films containing AlN, AlScN (Sc-20 at%) and AlScN (Sc-30 at%) was prepared and optimized using reactive magnetron sputtering. The intrinsic electromechanical coupling coefficient kt2 of AlScN (Sc-20 at%) and AlScN (Sc-30 at%) was calculated and found to be better than that of AlN. TEM observation confirmed the results. The SAW devices were tested, and the keff2 value of AlScN (Sc-20 at%) was higher than that of AlN and AlScN (Sc-30 at%), while the kt2 value of AlScN (Sc-30 at%) was higher than others. The study showed that crystallinity and orientation of the material have a greater impact on keff2, but not on kt2 during device preparation.

Thermal conductivity of ScxAl1-xN and YxAl1-xN alloys

Summary: Due to their large piezoelectric coefficients and spontaneous polarizations, (Sc,Y) xAl(1-x)N alloys are a promising class of III-nitride semiconductor materials for high-frequency electronic and acoustic devices. This study measures the thermal conductivity of ScxAl1-xN and YxAl1-xN (0 ≤ x ≤ 0.22) layers using the transient thermoreflectance technique. The results show that the thermal conductivity of both alloys decreases with increasing Sc(Y) composition compared to AlN, and YxAl1-xN has a lower thermal conductivity than ScxAl1-xN for all compositions. The contributions of different phonon-scattering mechanisms to the thermal conductivity of (Sc,Y) xAl(1-x)N alloys are analyzed and discussed.

Wireless surface acoustic wave humidity sensor with chitosan/porous cyclodextrin-TiO2 composites for monitoring air and human respiration

Summary: A wireless humidity sensor based on 433 MHz SAW technology and chitosan/heat-treated cyclo-dextrin (CD)-TiO2 sensitive films was developed. The sensor showed excellent sensitivity to humidity, with linear responses in the humidity ranges of 0%-76% and 76%-90%. The wireless SAW sensor system demonstrated fast response rates to normal air humidity and human respiration, making it suitable for applications such as forest fire early warning and firefighter tracking.

Temperature Performance Study of SAW Sensors Based on AlN and AlScN

Summary: The temperature performance of AlN-SAW resonators and AlScN-SAW resonators was studied in this paper. They were simulated using COMSOL Multiphysics, and their modes and S11 curve were analyzed. The two devices were fabricated using MEMS technology and tested using VNA, and the test results were consistent with the simulation results. Temperature experiments were conducted with temperature control equipment, and the changes in S11 parameters, TCF coefficient, phase velocity, and quality factor Q with temperature were analyzed. The results showed that both the AlN-SAW resonator and the AlScN-SAW resonator exhibited excellent temperature performance, with good linearity. Additionally, the AlScN-SAW resonator had a 9.5% higher sensitivity, 15% higher linearity, and 11.1% higher TCF coefficient. It is therefore more suitable as a temperature sensor.

Substrate removal structures for AlScN/diamond surface acoustic wave resonators

Summary: A new method for preparing AlScN/diamond structure for high frequency SAW resonators was proposed. The AlScN/diamond structure was obtained by growing a diamond layer on AlScN surface and removing the Si substrate. Highly oriented AlScN thin films were deposited using reactive ion assisted sputtering. The fabricated AlScN/diamond SAW devices showed improved performance compared to AlScN/Si devices, with higher electromechanical coupling coefficient and lower insertion loss.

Surface acoustic wave temperature sensor based on Pt/AlN/4 H-SiC structure for high-temperature environments

Summary: A 2D-FEM model of a Pt/AlN/SiC structure based surface acoustic wave (SAW) sensor was constructed using COMSOL Multiphysics software. Simulations were used to predict the high-temperature performance of SAW temperature sensors based on this structure. To improve accuracy, pre-validated physical constants of AlN and SiC were used, along with relevant temperature coefficients. The SAW resonator was fabricated using MEMS fabrication process, and a specific probe station was established to measure its high-temperature performance. Results showed a well-linear response of the SAW resonator with temperature and good stability, with a measured temperature coefficient of frequency (TCF) of approximately -25.9 ppm/degrees C, consistent with simulation results.

Deposition and characterisation of c-axis oriented AlScN thin films via microwave plasma-assisted reactive HiPIMS

Summary: In this study, highly oriented c-axis aluminium scandium nitride (AlScN) piezoelectric thin films were successfully deposited via microwave plasma-assisted reactive high power impulse magnetron sputtering (MARHiPIMS), without the need for substrate heating. By optimizing the deposition conditions using in situ plasma diagnostics, the nitrogen supply and ionic flux at the substrate region were maximized while maintaining stable discharge conditions. The AlScN thin films exhibited strong texture and stoichiometric compositions when prepared with microwave plasma, showing potential for a promising piezoelectric response.

Theoretical evidence of piezoelectric constant enhancement of M-doped AlN (M = Sc, Er)

Summary: The piezoelectric properties of Sc-or Er-doped wurtzite AlN at different dopant concentrations were investigated using first-principles calculations. It was found that Sc0.5Al0.5N and Er0.5Al0.5N exhibited the highest piezoelectric constants at a dopant concentration of 0.5, with values of 25.50 pC/N and 9.34 pC/N, respectively. The enhancement of piezoelectric constant was attributed to the long polarization length and improved ionicity of Al-N bond after doping.

Electro-Acoustic Properties of Scandium-Doped Aluminum Nitride (ScxAl1-xN) Material and its Application to Phononic Crystal-Coupled SAW Devices

Summary: The elastic, dielectric, and piezoelectric coefficients of w-ScxAl1-xN material were investigated within the Density Functional Theory framework. It was found that the piezoelectric response improves with increasing scandium concentration. Additionally, the dependence of acoustic band gaps on scandium concentration and the tilted angle of w-Sc0.375Al0.625N was studied, showing a shift toward lower frequencies.

First-principles calculation of electroacoustic properties of wurtzite (Al,Sc)N

Summary: Through first-principles calculations based on density functional theory, the electroacoustic properties of aluminum scandium nitride Al1-xScxN were studied. By constructing and analyzing atomistic models for different Sc concentrations, the functional dependence of material properties on scandium concentration was revealed. The observed elastic softening and extraordinary increase in piezoelectric response with increasing Sc content were explained through an element-specific analysis of bond lengths and bond angles.
