Impact of the Channel Thickness on Electron Confinement in MOCVD-Grown High Breakdown Buffer-Free AlGaN/GaN Heterostructures

Summary: This study demonstrates the potential of sub-100 nm gate length HEMTs on a buffer-free GaN-on-SiC heterostructure, where a thin GaN channel layer is used on top of a grain-boundary-free AlN nucleation layer for 2D electron gas confinement. The results show no degradation of the structural quality and 2DEG properties, indicating the promising performance of these devices.

Impact of undoped channel thickness and carbon concentration on AlN/GaN-on-SiC HEMT performances

Summary: This article reports on the design optimization of vertically scaled AlN/GaN high electron mobility transistor technology for millimeter-wave applications. The thickness of the undoped GaN channel and the carbon concentration in the buffer were extensively varied and systematically characterized. It was found that a thin GaN channel improves electron confinement but increases trapping effects, especially with shorter gate lengths. Moreover, high carbon concentration in the buffer enables high electron confinement and low leakage current under high electric field, at the expense of trapping effects.

Monolithic Integrated AlGaN/GaN Power Converter Topologies on High-Voltage AlN/GaN Superlattice Buffer

Summary: Experimental comparison between a high-voltage AlN/GaN superlattice (SL) buffer and a step-graded AlGaN/GaN buffer for monolithic AlGaN/GaN power circuits showed that the SL buffer performs better in mitigating negative back gating effects and leakage at positive substrate voltage, making it more suitable for high-voltage power topology operation. Additionally, HEMTs on the SL buffer exhibited minimal threshold voltage shift at negative substrate bias, allowing for efficient operation of monolithic high-voltage power topologies.

6.2 W/Mm and Record 33.8 PAE at 94 GHz From N-Polar GaN Deep Recess MIS-HEMTs With ALD Ru Gates

Summary: This study reports on the W-band power performance of N-polar GaN deep recess MIS-HEMTs using a new ALD ruthenium gate metallization process. The use of deep recess structure helps control DC-RF dispersion and increase conductivity in the access regions, while ALD ruthenium effectively fills narrow T-gate stems to achieve shorter gate lengths and lower gate resistance. With a gate length scaled down to 48 nm, a record high 8.1 dB linear transducer gain was achieved at 94 GHz, resulting in a record 33.8% power-added efficiency and output power density of 6.2 W/mm.

Short term reliability and robustness of ultra-thin barrier, 110 nm-gate AlN/GaN HEMTs

Summary: Short-term reliability and robustness of 110 nm AlN/GaN HEMTs were evaluated using off-state, semion state, and on-state step stress tests on devices with various gate-drain distances (LGD). While breakdown and critical voltages scaled linearly with LGD, the failure mode remained consistent across all devices, involving an increase in gate leakage and a positive shift in threshold voltage. Electroluminescence images revealed localized leakage paths in the offstate, potentially serving as preferred paths for electron trapping, indicating degradation primarily attributed to hot-electron trapping.

Summary: This work models the dynamic behavior of gallium nitride on silicon high electron mobility transistors (GaN/Si HEMT) with carbon doped buffer using a finite state machine embedded into the core Advanced SPICE Model for High Electron Mobility Transistor (ASM-HEMT). The model, based on trapping and detrapping of electrons in carbon at nitrogen-site acceptor trap (C-N), does not require an equivalent Resistance-Capacitance circuit and is validated against different off-state stress drain voltages using only C-N as trap species.
