Incorporation of Magnesium into GaN Regulated by Intentionally Large Amounts of Hydrogen during Growth by MOCVD

Summary: In this study, Mg-doped GaN layers were grown using metal-organic chemical vapor deposition (MOCVD) and it was found that the incorporation of magnesium into GaN can be significantly controlled by large amounts of hydrogen during the MOCVD growth, resulting in the coexistence of MgH complexes with dominant electrically active isolated Mg-Ga acceptors.

Threshold voltage instability by charge trapping effects in the gate region of p-GaN HEMTs

Summary: This work investigates the threshold voltage instability of normally off p-GaN high electron mobility transistors by monitoring the gate current density during device on-state. It is found that the gate current variations are caused by charge trapping at different interfaces in the metal/p-GaN/AlGaN/GaN system. Depending on the stress bias level, trapped electrons or holes lead to positive or negative threshold voltage shift, respectively.

Summary: Gallium nitride (GaN) has emerged as an excellent material for power devices, offering advantages such as high-speed/high-voltage and low switching losses. The use of AlGaN/GaN heterostructures allows for the creation of a two-dimensional electron gas with high mobility and large channel density. Research is focusing on vertical device architectures and three-dimensional structures, like fin-shaped, trench-structured, and nanowire-based structures, which show great potential for high power/high-voltage operation.

A Novel Physics-Based Approach to Analyze and Model E-Mode p-GaN Power HEMTs

Summary: In this article, a physics-based analytical model considering the channel charge for enhancement-mode p-GaN power HEMTs is developed. By implementing the analytical formulae, the proposed model reliably fits the measured characteristics, providing insights on Mg concentration and voltage drop, showing good agreement with experimental data.
