Photoluminescence Study of Carrier Localization and Recombination in Nearly Strain-Balanced Nonpolar InGaN/AlGaN Quantum Wells

Summary: Temperature-dependent continuous-excitation and time-resolved photoluminescence were used to study carrier localization and recombination in m-plane In0.09Ga0.91N/Al0.19Ga0.81N multi-quantum wells. The undoped sample exhibited a smaller localization depth compared to polar structures and m-plane InGaN quantum wells. Doping led to stronger exciton localization in the InGaN quantum wells.

The Investigation of Carrier Leakage Mechanism Based on ABC-Models in InGaN/GaN MQW and Its Effect on Internal Quantum Efficiency under Optical Excitation

Summary: In this study, a GaN-based multiple quantum well (MQW) sample with stronger non-radiative recombination was found to have a higher light quantum efficiency (IQE) due to the suppression of the carrier leakage mechanism. By analyzing the fitting of IQE-temperature and leakage factor m, the key temperature and excitation power turning on the carrier leakage mechanism were determined.

Atomistic analysis of Auger recombination in c-plane (In,Ga)N/GaN quantum wells: Temperature-dependent competition between radiative and nonradiative recombination

Summary: We present an atomistic theoretical study of the competition between Auger and radiative recombination in c-plane (In,Ga)N/GaN quantum wells. The results show that the total Auger recombination rate exhibits a weak temperature dependence, and the hole-hole-electron Auger rate dominates the total rate for different In contents. Our studies provide further insight into the origin of the thermal droop in (In,Ga)N-based light-emitting diodes, suggesting that the competition between radiative and nonradiative recombination is not the driving force behind this droop effect.

Combined SEM-CL and STEM investigation of green InGaN quantum wells

Summary: By using STEM analysis, it was found that InGaN samples grown at lower temperatures exhibit microscale variations in the green-emitting surface, with brighter regions showing high density of gross-well width fluctuations, while dimmer regions have a more uniform thickness of InGaN QWs.
