Study of tensile properties, electrothermal characteristics and packaging reliability on Cu-Pt-Au-Pd fine micro-alloyed wire

Summary: This study compares newly developed quaternary micro-alloyed Cu wires with added trace amount of noble metals (Pt, Au, and Pd) with 4N Cu and Au/Pd-coated copper wire. The results show that the addition of alloying elements improves the tensile properties of Cu wire and increases power cycling lifetime. Furthermore, replacing traditional Al pads with Cu pads can reduce interfacial resistance and improve bonding density.

Mechanism of microweld formation and breakage during Cu-Cu wire bonding investigated by molecular dynamics simulation

Summary: This study investigates the microweld formation and breakage mechanism during Cu-Cu wire bonding using molecular dynamics simulation. The results show that the loading and unloading processes exhibit different behaviors, with the main forces changing from attractive to repulsive and vice versa. Stress concentration is observed around dislocations in the middle area of the Cu wire.

Electrodeposition of nanocrystalline Cu for Cu-Cu direct bonding

Summary: In this study, nanocrystalline Cu was constructed on the bonding surfaces using electrodeposition and direct bonding was carried out in a formic acid atmosphere. The results showed that a well-bonded Cu-Cu joint with a high shear strength of 71 MPa can be achieved by direct bonding of two Cu surfaces with a nanocrystalline structure. Microstructural analysis revealed significant grain growth accompanying the formation of twins at the bonding interface, contributing to the high bonding strength.

Integrated Circuit Gold Wire Bonding Measurement Via 3-D Point Cloud Deep Learning

However, accurately measuring the shape and size of gold wire bonding is challenging due to the small size. In this article, a novel framework using 3-D point cloud and deep learning is proposed for fully automated measurement, achieving high-accuracy quantitative measurement for gold wire bonding structures.
