One-pot liquid-phase synthesis of MoS2-WS2 van der waals heterostructures for broadband photodetection

Summary: In this study, a rapid and simple method for synthesizing hybrid vdWHs based on 2D MoS2 and WS2 was demonstrated. The successful exfoliation of layered 2D materials and formation of hybrid heterostructures were confirmed by microscopic and spectroscopic studies. The vdWH/Si photodetector fabricated using the synthesized material showed broadband photoresponse and high responsivity and detectivity. The chemically synthesized vdWH-based devices have potential for large area optoelectronic applications on Si-compatible CMOS platforms.

However, single 2D material-based photodetectors suffer from limitations such as narrow spectral sensitivity and slow response time. This study presents a scalable 2D/3D heterostructure of MoS2/Ga2O3 with outstanding UV-C to NIR broad spectral photoresponse. The MoS2/Ga2O3 photodetector demonstrated a significant increase in responsivity and EQE compared to pristine MoS2 photodetector, offering exciting opportunities for optoelectronics and imaging applications.
