Radiative emission mechanism analysis of green InGaN/GaN light-emitting diodes with the Si-doped graded short-period superlattice

Summary: The optical features and device performance of green InGaN/GaN light-emitting diodes (LEDs) were studied using photoluminescence spectroscopy. The temperature dependence of the carrier dynamic and emission wavelength were analyzed. The addition of a graded Si-doped short-period InGaN/GaN superlattice (GSL) layer reduced the strain of the structure and enhanced the localization effect and efficiency.

Improvement of Thermal Dissipation of GaN-Based Micro Cavity Light-Emitting Devices

Summary: In this study, GaN-based micro cavity light emitting devices with double dielectric DBRs were fabricated and their thermal characteristics were improved by utilizing an AlN current confinement layer and a copper heat sink. The thermal resistance of the device was significantly reduced, and simulations showed efficient heat transport bypassing the bottom DBR to the copper plate. This work provides an effective method to enhance the thermal characteristics of GaN-based micro cavity light emitting devices with double dielectric DBR structure.
