On mechanisms influencing etching/polymerization balance in multi-component fluorocarbon gas mixtures

Summary: This study investigated the plasma parameters, gas phase compositions, and heterogeneous process kinetics in CF4 + C4F8 + Ar and CF4 + CHF3 + Ar gas mixtures under 13.56 MHz inductively-coupled plasma conditions. The fluorocarbon gas ratio was found to be the more effective tool in adjusting etching characteristics and polymerization rates.

Gas-phase chemistry and reactive-ion etching kinetics for silicon-based materials in C4F8 + O2 + Ar plasma

Summary: The study investigated the effects of C4F8/O-2 and Ar/O-2 component ratios in a gas system on plasma parameters and etching kinetics for various materials. The results showed that changes in the component ratios led to nonmonotonic etching rates and different reaction probabilities. The analysis suggested that the effects on the etching mechanisms may be controlled by the flux of fluorocarbon radicals or oxygen atoms.

On Relationships between Gas-Phase Chemistry and Reactive Ion Etching Kinetics for Silicon-Based Thin Films (SiC, SiO2 and SixNy) in Multi-Component Fluorocarbon Gas Mixtures

Summary: This study summarizes the investigations on reactive ion etching kinetics and mechanisms for silicon-based materials in multi-component fluorocarbon gas mixtures. The results suggest that non-monotonic etching rates as functions of gas mixing ratios are attributed to changes in F atoms flux and effective reaction probability. Increasing O-2 fraction in the feed gas is proposed to suppress the effective reaction probability by reducing free adsorption sites and oxidizing surface atoms.

A Comparison of CF4, CHF3 and C4F8 + Ar/O2 Inductively Coupled Plasmas for Dry Etching Applications

Summary: Through a comparative study of different gas mixtures on the kinetics of silicon reactive-ion etching, it was found that substituting Ar for O-2 does not affect the polymerizing ability and F/C ratio of the original fluorocarbon molecule, but reduces the density of polymerizing radicals. The dominant etching mechanism in all three gas systems is chemical etching provided by F atoms.
