Performance of Transparent Indium-Gallium-Zinc Oxide Thin Film Transistor Prepared by All Plasma Enhanced Atomic Layer Deposition

Summary: This study investigates the transparent indium-gallium-zinc oxide thin film transistor (IGZO-TFT) prepared by all plasma enhanced atomic layer deposition (PEALD). The properties of the IGZO film and IGZO-TFT based on different In2O3 cycle ratios are examined due to the considerable impact of chemical composition on the performance of IGZO TFTs. The IGZO film prepared by PEALD exhibits amorphous state with excellent conformity and uniformity. By applying a-IGZO films with different In2O3 cycle ratios, a satisfactory electrical performance of the transistor is achieved, with a threshold voltage (V-th) of 1.7 V, a saturation mobility (mu(sat)) of 8.8 cm(2)/Vs, a subthreshold swing (SS) of 0.2 V/decade, and an I-ON/I-OFF of 2.2 x 10(8). This work provides a new approach for achieving transparent TFTs that are more suitable for practical commercial applications.

Hydroxamic acid pre-adsorption raises the efficiency of cosensitized solar cells

Summary: We report a method of pre-adsorbing a monolayer of a hydroxamic acid derivative on the surface of titanium dioxide to improve the dye molecular packing and photovoltaic performance of two newly designed co-adsorbed sensitizers. The best performing cosensitized solar cells exhibited a power conversion efficiency of 15.2% under a standard air mass of 1.5 global simulated sunlight and showed long-term operational stability of 500 hours.

Monolithic integration of embedded III-V lasers on SOI

Summary: This article introduces an embedded InAs/GaAs quantum dot (QD) laser directly grown on a SOI substrate, enabling monolithic integration with silicon waveguides. By resolving the epitaxy and fabrication challenges, embedded III-V lasers on SOI with continuous-wave lasing are obtained, providing a scalable and low-cost epitaxial method for future high-density photonic integration.

Flexible, Transparent, High Mobility Amorphous In-Ga-Zn-O Thin Film Transistors Fabricated on Textile

Summary: To implement wearable textile displays, it is important to maintain the unique properties of textiles while achieving high resolution and high frame-rate displays. This study optimized and applied transparent and flexible electrodes, as well as used vacuum deposition and oxide-based materials for thin film transistors (TFTs). Textile-based TFTs showed good electrical performance, transparency, and flexibility, even in low temperature processes. Furthermore, they demonstrated stable driving capabilities for organic light-emitting diodes on textile.

Flexible, Transparent, High Mobility Amorphous In-Ga-Zn-O Thin Film Transistors Fabricated on Textile

Summary: To implement wearable textile displays, it is important to maintain the unique properties of textiles, such as physical and chemical properties, aesthetics, and flexibility, while achieving high resolution and high frame-rate displays. Thin film transistors (TFTs) with excellent electrical properties were used for this purpose, with all layers formed by vacuum deposition and oxide-based transparent materials. A transparent and flexible electrode with an optimized structure was applied to the source/drain and gate. The textile-based TFTs showed good electrical performance, transparency, and flexibility, even after bending tests and low temperature processing.

Energy-Band Engineering by Remote Doping of Self-Assembled Monolayers Leads to High-Performance IGZO/p-Si Heterostructure Photodetectors

Summary: By using an octadecylphosphonic acid (ODPA) self-assembled-monolayer-based doping treatment, the proposed indium-gallium-zinc oxide (IGZO)/p-Si heterointerface devices show significantly enhanced photoresponsive characteristics, with a 100-fold increase in photoswitching current ratio, and a 15-fold increase in photoresponsivity and detectivity each. The observed effects of ODPA doping are thoroughly analyzed through X-ray photoelectron spectroscopy (XPS), atomic force microscopy (AFM), and Kelvin probe force microscopy (KPFM). The fabricated photodetectors, at a 4-inch wafer scale, demonstrate excellent operational robustness, maintaining consistent performance over 237 days and 20,000 testing cycles.

The dual-detection mode and improved photoresponse of IGZO-based photodetectors by interfacing with water-soluble biomaterials

Summary: This study incorporates a water-soluble Cr-phycoerythrin biomaterial into the photodetector to observe its effects on the optical and electronic properties. The fabricated photodetector demonstrates an extended absorption detection region, enhanced optoelectronic performance, and switchable function properties. By alternatively dripping and removing the Cr-PE, the detection region of the photodetector can be switched.

Ultraviolet-Assisted Low-Thermal-Budget-Driven α-InGaZnO Thin Films for High-Performance Transistors and Logic Circuits

Summary: This study proposes a low-temperature fabrication strategy for high-performance alpha-IGZO TFTs using an ultraviolet-assisted oxygen ambient rapid thermal annealing method (UV-ORTA). The experimental results show that the UV-ORTA treatment effectively suppresses defects and produces high-quality films similar to those treated at high temperatures. The alpha-IGZO/HfAIO TFTs fabricated using this method exhibit high-performance and low-voltage operation at a low temperature of 180 degrees C. A low-voltage resistor-loaded unipolar inverter based on the alpha-IGZO/HfAIO TFT demonstrates full swing characteristics and a high gain of 13.8.

Thorough Elimination of Persistent Photoconduction in Amorphous InZnO Thin-Film Transistor via Dual-Gate Pulses

Summary: Amorphous InZnO (a-IZO) thin film transistors (TFT) exhibit high sensitivity to green or shorter wavelength light and can be used as photosensors. However, the persistent photoconduction (PPC) phenomenon in a-IZO TFT limits its application as a photosensor, resulting in severe threshold voltage shift and low response speed. By employing a dual-gate transistor architecture and dual-gate pulses configuration, the PPC of a-IZO TFT is completely eliminated.
