Enhancing UV photodetection performance of an individual ZnO microwire p-n homojunction via interfacial engineering

Kai Tang et al.

Summary: This study presents a homojunction ultraviolet photodetector by using p-type Sb-doped ZnO microwire and n-type ZnO layer. By engineering the band alignment of the p-ZnO:Sb/n-ZnO homojunction, the optimized photodetector shows enhanced ultraviolet detection capabilities with a light on/off ratio of 1.6 x 10(8), responsivity over 267 mA W-1, and specific detectivity of approximately 1.2 x 10(14) Jones. This research not only synthesizes stable p-type ZnO, but also provides substantial opportunities for developing high-performance ZnO homojunction optoelectronic devices.

High responsivity n-ZnO nanorods/p-GaN heterojunction-based UV-A photodetectors

Bellarmine Francis et al.

Summary: We have fabricated a high responsivity ultraviolet (UV) photodetector based on ZnO/p-GaN. ZnO nanorods were grown using hydrothermal technique with two different precursors. The nitrate precursor resulted in ZnO nanorods with less defect emission and lower dark current levels compared to the chloride-based precursor. The as-fabricated device exhibited high photo-responsivity and photo-detectivity values at low excitation intensity, suggesting its potential for high-performance next generation UV photodetectors.

High performance ultraviolet A/ultraviolet C detector based on amorphous Ga2O3/ZnO Nanoarrays/GaN structure

Shiyu Du et al.

Summary: A high-performance ultraviolet (UV) photodetector based on amorphous Ga2O3/ZnO nanoarrays on p-GaN film was successfully fabricated. This detector exhibits excellent UV sensing properties in the UV-A/UV-C region with fast response without external bias. The high photosensitivity is attributed to the geometry of the match-like Ga2O3/ZnO nanoarrays and the emergence of built-in field between the amorphous Ga2O3 and ZnO interface. These findings provide a new method to enhance the ZnO/GaN heterostructure for broadband ultraviolet sensing applications.
