Impact of crystallinity on coexistence of negative differential resistance (NDR) and write once read many (WORM) resistive switching memory in multiferroic BiFeO3 (BFO)

Summary: This study investigates the influence of crystallinity on the coexistence of negative differential resistance (NDR) and write once read many (WORM) resistive switching in Cu/BiFeO3/FTO memory devices. It is found that devices with crystalline BiFeO3 exhibit higher peak and valley voltages but higher power consumption compared to devices with amorphous BiFeO3. By manipulating the crystallinity of the active material, different switching characteristics in BiFeO3 can be tailored.

Write-once-read-many-times memory device based on Pt/BiFeO3/LaNiO3 heterostructures

Summary: In this study, we report the write-once-read-many-times (WORM) resistive switching behavior observed for the first time in Pt/BiFeO3/LaNiO3 heterostructures. BiFeO3 thin films with (10 0) preferred orientation were prepared by RF magnetron sputtering and annealing at a temperature higher than 600 degrees C, showing excellent WORM resistive switching behaviors with data retention for>3600 s and reliable endurance for>1000 cycles. The devices with BiFeO3 annealed at 650 degrees C exhibited extremely high ON/OFF ratio (>3 x 104) and low switching voltage (-3 V) due to the high quality of BiFeO3 thin films. The observed resistive switching behavior is attributed to the formation of permanent conducting filaments composed of oxygen vacancies. These results demonstrate the promising potential of BiFeO3 for novel WORM memory device applications.

Bipolar resistive switching in Mn-doped BiFeO3 thin films synthesized via sol-gel-assisted spin coating technique

Summary: This study compared the resistive switching behavior of pure and Mn-doped BiFeO3 thin films. The results showed that Mn-doped BiFeO3 exhibited more reliable bipolar switching with a higher R-on/R-off ratio and lower RESET voltage. The current-voltage curves of the device were theoretically fitted, indicating filamentary conduction in Cu/Mn:BiFeO3/Cu. Unlike the Cu/BiFeO3/Cu device, the doped Mn controlled the migration of oxygen vacancies and dominated the RESET voltage as the low resistance state transitioned to the high resistance state.
