Stress Relaxation and Grain Growth Behaviors of (111)-Preferred Nanotwinned Copper during Annealing

Summary: In this study, highly (111)-oriented nanotwinned Cu films were fabricated by adjusting electroplating parameters, and the relaxation behaviors of thermal stresses in the films were investigated. The results showed that the degree of (111)-preferred orientation and grain size decreased significantly with increasing current density, and films with larger grains exhibited slower rates of stress relaxation.

Low-temperature hybrid bonding with high electromigration resistance scheme for application on heterogeneous integration

Flat-surface-assisted and self-regulated oxidation resistance of Cu(111)

This study explores copper oxidation and proposes a strategy to prevent oxidation by using copper thin films with flat surfaces and occasional mono-atomic steps. The exceptional oxidation resistance of these ultraflat Cu surfaces is explained by the imperviousness of mono-atomic step edges to oxygen.

Single-crystal-like Cu joints with high strength and resistance to fatigue failures

Effect of anisotropic grain growth on improving the bonding strength of <111>-oriented nanotwinned copper films

Summary: Copper-to-copper direct bonding shows great potential in overcoming the scale-down dilemma of solder-based microbumps. The use of highly <111>orientated nanotwinned Cu films enables extremely anisotropic grain growth, resulting in increased bonding strength. The activation energy of the grain growth is calculated to be 82 kJ/mol, with the strain energy induced by thermal stresses believed to be the reason behind the anisotropic growth.

Effect of Bonding Strength on Electromigration Failure in Cu-Cu Bumps

Summary: This study demonstrated that bonding strength plays a crucial role in determining the outcome of Cu-to-Cu direct bonding in microelectronic packaging technology for 3D ICs. Insufficient bonding strength may lead to early failure due to fracture of the bonding interface, while excessive void formation at the passivation contact area can result in an open circuit. Conversely, excellent bonding strength can prolong the EM lifetime to over 5000 hours if voids do not merge at the contact area.
