Tunable electronic and optical properties of ferroelectric WS2/Ga2O3 heterostructures

Electronic structure characteristics of two-dimensional ferroelectric heterostructures α-In2Se3/ZnSe

Summary: Currently, there is an urgent need to achieve breakthrough development in power consumption and integration for chips. The integration of billions or even tens of billions of electronic components in chips, such as field effect transistors and diodes, necessitates the research and development of new low-power electronic components with smaller sizes as an effective method for reducing chip power consumption and improving chip integration. This paper proposes a ferroelectric field effect transistor (Fe-FET) based on a two-dimensional heterostructure alpha-In2Se3/ZnSe. By using first principles, the stability and band structure of alpha-In2Se3/ZnSe under different stacking modes will be analyzed. The microphysical mechanism of ferroelectric polarization affecting the electronic structure will be revealed at the interface through charge transfer and the asymmetric surfaces with different work functions. The transport properties of Fe-FET based on alpha-In2Se3/ZnSe will be studied using the non-equilibrium Green's function transport theory. This application will provide sufficient theoretical support for the research and development of devices based on the alpha-In2Se3/ZnSe structure.

Electron-phonon effects and temperature-dependence of the electronic structure of monoclinic β-Ga2O3

Summary: We report on the temperature-dependent electronic band structure of beta-Ga2O3 in a wide temperature range and evaluate the band edge shifts caused by lattice thermal expansion and electron-phonon renormalization. Our prediction of temperature-dependent bandgap matches well with experimental measurements, highlighting the importance of accounting for such effects in first-principles simulations of wide bandgap semiconductors.

Two-dimensional α-In2Se3-based ferroelectric semiconductor junction for reconfigurable photodetectors

Summary: In this paper, a vertical ferroelectric semiconductor junction based on two-dimensional alpha-In2Se3 is reported, which suppresses the dark current and enhances the photodetection sensitivity. The conductance, reflecting the dark current, is effectively regulated by modulating the height of the out-of-plane ferroelectric polarization-induced Schottky barrier height modulation between alpha-In2Se3 and graphene. Furthermore, alpha-In2Se3 exhibits excellent optoelectronic properties, making it suitable for self-powered, broadband, and highly integrated optoelectronic platforms.

Evidence for a single-layer van der Waals multiferroic

Summary: This article reports the discovery of type-II multiferroic order in a single atomic layer of the transition-metal-based van der Waals material NiI2. The multiferroic state of NiI2 is characterized by a proper-screw spin helix that induces chirality-controlled electrical polarization. Through various optical measurements and theoretical simulations, it is found that NiI2 has a highly anisotropic electronic state that breaks both rotational and inversion symmetry, supporting polar order. Interestingly, the ordered magnetic polar state persists down to the monolayer level of NiI2. These findings introduce a new platform for studying emergent multiferroic phenomena, chiral magnetic textures, and ferroelectricity in the realm of two-dimensional van der Waals materials.

Two-Dimensional Antiferroelectric Tunnel Junction

Compensation of Shallow Donors by Gallium Vacancies in Monoclinicβ-Ga2O3
