Thousands of conductance levels in memristors integrated on CMOS

To commercialize edge applications, it is practical to download synaptic weights from cloud training and program them into memristors. Demonstration of synaptic and resistive switching characteristics in W/TiO2/HfO2/TaN memristor crossbar array for bioinspired neuromorphic computing

Summary: In this study, RRAM-based crossbar arrays with a memristor structure were fabricated through ALD to investigate synaptic plasticity and RS characteristics for bioinspired neuromorphic computing. The experimental results showed that the device exhibited excellent RS characteristics and successfully mimicked biological synaptic features. Additionally, a physical model involving migration and diffusion of oxygen vacancies was proposed to describe synaptic plasticity and RS mechanism.

Optimizing the thickness of Ta2O5 interfacial barrier layer to limit the oxidization of Ta ohmic interface and ZrO2 switching layer for multilevel data storage

Summary: This study demonstrates that the optimization of the interfacial barrier layer can improve the switching cycle endurance and uniformity of resistive random access memory (ReRAM) devices. The results show that a Ta2O5 barrier layer with a thickness of approximately 2 nm provides lower forming voltage, narrow distribution of SET-voltages, good switching cycles, high pulse endurance, long retention time, and reliable multilevel resistance states. The multilevel resistance states were scientifically investigated by modulating the compliance current and RESET-stop voltages, and were found to be distinct and stable. The ZrO2-based ReRAM device with an optimized Ta2O5 barrier layer is a promising candidate for multilevel data storage memory applications.

A compute-in-memory chip based on resistive random-access memory

Summary: This study presents NeuRRAM, a RRAM-based CIM chip that offers versatility, high energy efficiency, and accuracy. By co-optimizing algorithms, architecture, circuits, and devices, the chip can be reconfigured for different model architectures and provides twice the energy efficiency of previous state-of-the-art RRAM-CIM chips across various computational bit-precisions. It achieves inference accuracy comparable to software models quantized to four-bit weights across various AI tasks.

Quantized synaptic characteristics in HfO2-nanocrystal based resistive switching memory

Summary: The reliable resistive switching performance of nanocrystalline-HfO2 in amorphous-HfOx has been demonstrated in the TaN/nc-HfO2/ITO memristor structure. The presence of nc-HfO2 and non-stoichiometric HfOx in the switching layer was confirmed using TEM and XPS. The narrowing of conductive filaments in an atomic scale under the influence of nc-HfO2 allows for the control of quantized conductance. Different current compliance and RESET stop voltages were found to enhance the resistive switching performances with multilevel resistance states behavior.

Bipolar resistive switching characteristics of PbZrO3/LaNiO3 heterostructure thin films prepared by a sol-gel process

Summary: This study successfully fabricated PbZrO3 (PZO) films on a LaNiO3 (LNO)-buffered Si(100) substrate using a sol-gel spin-coating technique, and demonstrated excellent bipolar resistance switching (RS) behavior in the resulting Au/PZO/LNO/Si heterojunction device. The device showed a high/low resistance ratio of 10^2 at bias voltages of +0.2 and -0.2 V, with RS characteristics remaining stable after 100 consecutive cycles of testing. Weibull distribution analysis indicated a uniform and stable high/low-resistance state, and conduction mechanisms were identified as Ohmic conduction and Schottky emission, with the RS phenomenon attributed to modulation of a Schottky-like barrier due to oxygen vacancy migration in the PZO films.

Tunable Synaptic Characteristics of a Ti/TiO2/Si Memory Device for Reservoir Computing

Summary: This study fabricates and characterizes a Ti/TiO2/Si device with different dopant concentrations for neuromorphic systems. The device exhibits interface-type bipolar resistive switching with long-term memory, and achieves pattern-recognition accuracy over 85% using conductance as weight in the network. Short-term memory characteristics are investigated, showing that dynamic range is controlled by pulse amplitude and conductance decay depends on pulse interval. A reservoir computing system is built using the short-term effect of the device, allowing differentiation of 16 states for pattern recognition.
