First Demonstration of Heterogeneous IGZO/Si CFET Monolithic 3-D Integration With Dual Work Function Gate for Ultralow-Power SRAM and RF Applications

Summary: This article presents the construction of heterogeneous complementary field-effect-transistor (CFET) and the fabrication of high-frequency IGZO radio frequency (RF) devices using poly-Si as guard ring material. The threshold voltage of the IGZO device in CFET can be adjusted for ideal inverter operation at different supply voltages. Additionally, connecting the controlled gate and the adjusted gate as an input terminal improves the swing and gain of the IGZO transistor, while satisfying the tunability of the inverter.

Enhanced stability and mobility of solution-processed oxide thin-film transistors with bilayer terbium-incorporated indium oxide channel

Summary: A solution-processed bilayer active channel is designed to improve the stability and mobility of Tb-doped indium oxide (Tb:In2O3) thin-film transistors. The bilayer channel has a large conduction band offset, leading to accumulation of abundant electrons at the interface and significant improvement in mobility. Additionally, the bilayer Tb:In2O3 transistors exhibit good stability under photoinduced stress.

Mobility Enhancement and Abnormal Humps in Top-Gate Self-Aligned Double-Layer Amorphous InGaZnO TFTs

Summary: This study investigates the mobility enhancement and positive bias stress of top-gate self-aligned TFTs using an a-IGZO channel with a front barrier. The study finds that the a-IGZO front barrier significantly enhances the electron mobility during top gate operation. The abnormal humps in the transfer characteristics are caused by the presence of H2O in the polymer film, which diffuses into the top-gate insulator and electrolyzes to create a parasitic channel.
