Enhanced Ultraviolet Detection by Constructing Ga2O3/TiO2 Heterojunction Photodiode Featuring Weak Light Signal Sensing

Summary: In this article, a deep-ultraviolet (DUV) photodetector (PD) based on a Ga2O3/TiO2 planar heterojunction is fabricated using both the solution and the metalorganic chemical vapor deposition (MOCVD) methods. The PD exhibits impressive DUV sensing properties, including high responsivity (R), specific detectivity (D-*), and external quantum efficiency (EQE). The PD can operate stably in a self-powered mode and has potential for applications in energy-conserving DUV sensing systems.

Ambipolarity Regulation of Deep-UV Photocurrent by Controlling Crystalline Phases in Ga2O3 Nanostructure for Switchable Logic Applications

Summary: This study reports the ambipolar photocurrent behavior induced by deep ultraviolet in a pure Ga2O3 photoelectrochemical system, which is closely related to the crystalline phase (alpha or beta) and the surface states of oxygen vacancies. Spongy porous nanorod arrays of Ga2O3 are designed to increase the contact area with the electrolyte, reduce light reflection, and improve light trapping capacity. The effect of surface states on the ambipolar photocurrent behavior of alpha-Ga2O3 nanorod arrays is demonstrated through various treatment times of oxygen plasma.

Boosting beta-Ga2O3 Solar-Blind Detector via Highly Photon Absorbance and Carrier Injection by Localized Surface Plasmon Resonance

Summary: In this letter, an improved Ga2O3 solar-blind photodetector is presented, which utilizes Ga2O3 thin film grown by metalorganic chemical vapor deposition. The introduction of Pt nanoparticles as decoration on the Ga2O3 photodetector resulted in significant enhancements in responsivity, detectivity, and external quantum efficiency. The improvement is attributed to the resonance between optimal Pt nanoparticles and Ga2O3, leading to enhanced photon absorbance and carrier injection.

Ultrasensitive and High-Speed Ga2O3 Solar-Blind Photodetection Based on Defect Engineering

Effect of Oxygen on the Electrical Conductivity of Pt-Contacted α-Ga2O3/ε(κ)-Ga2O3 MSM Structures on Patterned Sapphire Substrates

Summary: The electrical conductivity and gas sensitivity of alpha-Ga2O3/epsilon (kappa)-Ga2O3 structures were measured at various oxygen concentrations and temperatures. It was observed that the oxygen sensitivity of the structures depended on the donor dopant concentration. Structures doped with a specific amount of Sn showed high sensitivity to O2 at certain temperatures and bias voltages, attributed to the chemisorption of oxygen molecules on the surface reducing energy barriers between epsilon (kappa)-Ga2O3 grains.
