Ultrathin InGaO Thin Film Transistors by Atomic Layer Deposition

Summary: This research presents scaled ultrathin (about 3 nm) InGaO (IGO) thin film transistors (TFTs) with high-performance characteristics. The IGO channels, derived from atomic layer deposition (ALD), have a high In/Ga atomic ratio of approximately 86:14, resulting in a high electron mobility under a thin thickness. The IGO TFTs show excellent scaling behaviors and demonstrate good electrical characteristics, making them potential candidates for back-end-of-line (BEOL)-compatible monolithic 3D integration.

Electrical Characteristics of Ultrathin InZnO Thin-Film Transistors Prepared by Atomic Layer Deposition

Summary: In this article, enhancement-mode thin-film transistors (TFTs) with ultrathin (approximately 3 nm) amorphous indium-zinc oxide (a-IZO) channel derived from atomic layer deposition (ALD) were demonstrated. The ALD-deposited IZO channel TFT showed improved device characteristics compared to thicker IZO channels. It exhibited high field-effect channel mobility, low subthreshold gate swing, high Ion/Ioff current ratio, and stable threshold voltages after positive and negative bias stress tests.

High-Performance Short-Channel Top-Gate Indium-Tin-Oxide Transistors by Optimized Gate Dielectric

Summary: We successfully demonstrated high-performance ITO transistors with high carrier mobility (60 cm(2)/V center dot s) using optimized ALD La-doped HfO2 as the top-gate dielectric. The scaled device with a channel length of 50 nm showed a high current on/off ratio (over 7 x 10(9)) due to excellent electrostatic control. It also achieved a maximum output current of 1680 mu A/mu m and a remarkable carrier velocity of 0.87 x 107 cm/s, thanks to the record low contact resistance of 180 Omega center dot mu m. The on- and off-state performance of our ITO transistors are the highest among previous top-gate amorphous oxide semiconductors.

Total Subgap Range Density of States-Based Analysis of the Effect of Oxygen Flow Rate on the Bias Stress Instabilities in a-IGZO TFTs

Summary: This study investigated the impact of oxygen flow rate on negative bias illumination stress and positive bias stress in amorphous indium-gallium-zinc-oxide thin-film transistor devices, analyzing degradation mechanisms related to charge trapping and defect creation simultaneously. The extracted activation energy for threshold voltage shift was found to be influenced by charge trapping and DOS, with successful analysis using a stretched exponential function.

First Demonstration of Heterogeneous IGZO/Si CFET Monolithic 3-D Integration With Dual Work Function Gate for Ultralow-Power SRAM and RF Applications

Summary: This article presents the construction of heterogeneous complementary field-effect-transistor (CFET) and the fabrication of high-frequency IGZO radio frequency (RF) devices using poly-Si as guard ring material. The threshold voltage of the IGZO device in CFET can be adjusted for ideal inverter operation at different supply voltages. Additionally, connecting the controlled gate and the adjusted gate as an input terminal improves the swing and gain of the IGZO transistor, while satisfying the tunability of the inverter.

Characteristics of ALD-ZnO Thin Film Transistor Using H2O and H2O2 as Oxygen Sources

Summary: This study investigates the deposition of ZnO thin films using atomic layer deposition (ALD) with diethylzinc as the zinc source and H2O and H2O2 as oxygen sources. The results show that H2O2 provides an oxygen-rich environment, suppressing the oxygen vacancies and resulting in lower carrier concentration and higher resistivity. Additionally, the lower growth rate leads to ZnO thin films growing along the lower surface energy direction, leading to lower Hall mobility. Furthermore, ZnO thin films are integrated into thin film transistor (TFT) devices and their electrical properties are analyzed, demonstrating promising results for potential application in metal-oxide electronics optimization.

Summary: This review comprehensively describes the latest developments in atomic layer deposition (ALD) of metal oxides (MOs) and chalcogenides for the fabrication of high-performance transistors. The ALD materials, including semiconductors, insulators, and heterostructures, have shown great promise in improving device performance and stability. Clear structure-property relations can be proposed by correlating the device performance to the structural and chemical properties of the ALD materials, which can help to design better-performing transistors.

Reliability of Atomic-Layer-Deposited Gate-All-Around In2O3 Nano-Ribbon Transistors with Ultra-High Drain Currents

Summary: In this study, the reliability of ALD In2O3 nano-ribbon FETs was systematically investigated. It was found that these FETs exhibit a positive threshold voltage shift under negative gate bias stress and a negative threshold voltage shift under positive gate bias stress, which is opposite to the behavior of traditional Si CMOS and IGZO TFTs. Additionally, other reliability issues such as stress and recovery, gate bias dependence, and temperature dependence were also studied.

Origin of light instability in amorphous IGZO thin-film transistors and its suppression

Summary: Exposing amorphous In-Ga-Zn-O (a-IGZO) thin-film transistors (TFTs) to deep ultraviolet light (lambda =175 nm) results in a rigid negative threshold-voltage shift, subthreshold hump, and increase in subthreshold-voltage slope, attributed to photo creation and ionization of oxygen vacancy states (V-O). The hump is caused by the highly conductive backchannel and can be suppressed by reducing the a-IGZO film thickness or applying a back bias after radiation. The instability is mainly due to ionized V-O and can be minimized by understanding and controlling the ionization process.
