Functionalization of the SiO2 Surface with Aminosilanes to Enable Area-Selective Atomic Layer Deposition of Al2O3

Summary: In this study, small-molecule aminosilane inhibitors were used to functionalize SiO2 surfaces for achieving selective atomic layer deposition (ALD) of Al2O3. The researchers found that a combination of vapor phase and solution-based functionalization can effectively inhibit the growth of Al2O3. Furthermore, the adsorption of a minimal amount of DMAI on the SiO2 surface was found to initiate ALD of Al2O3, highlighting the importance of higher surface coverage for enhanced steric blocking.

Tuning Molecular Inhibitors and Aluminum Precursors for the AreaSelective Atomic Layer Deposition of Al2O3
