Combining density functional theory and CFD-PBM model to predict TiO2 nanoparticle evolution during chemical vapor deposition

Summary: This paper uses computational fluid dynamics (CFD) population balance model (PBM) to predict particle size distribution during chemical vapor deposition (CVD) and density functional theory (DFT) calculations to explore reaction mechanisms. The results show that gas phase hydrolysis reaction of TiCl4 can be simplified into two processes: hydrolysis of TiCl4 to form TiO(OH)2 and decomposition of TiO(OH)2 to TiO2. Simulations reveal that the energy barriers of surface reactions are generally lower than gas phase reactions, with the largest energy barrier occurring on the surface of (TiO2)6 nanoclusters. The study also predicts the evolution of particle size distribution of nanoparticles in a CVD reactor, which agrees with experimental measurements.
