Passivating Graphene and Suppressing Interfacial Phonon Scattering with Mechanically Transferred Large-Area Ga2O3

Summary: We demonstrate a large-area passivation layer for graphene by transferring ultrathin amorphous Ga2O3 synthesized on liquid Ga metal. The passivated graphene maintains its high mobility and shows reduced resistivity over a range of temperatures, thanks to the interplay of Ga2O3's high-dielectric-constant screening and its high characteristic phonon frequencies. Ga2O3 passivation also protects graphene from further processing like plasma-enhanced atomic layer deposition of Al2O3, as indicated by Raman spectroscopy and electrical measurements.

Enhanced gain and detectivity of unipolar barrier solar blind avalanche photodetector via lattice and band engineering

Summary: By lattice and band engineering, Zhang et al. constructed a unipolar barrier avalanche photodiode with suppressed dark current and reinforced reverse breakdown. Ga2O3-based solar blind avalanche photodetectors exhibit low voltage operation, optical filter-free and monolithic integration of photodetector arrays, and therefore they are promising to be an alternative to the bulky and fragile photomultiplier tubes for weak signal detection in deep-ultraviolet region. These findings provide insights into precise manipulation of band alignment in avalanche photodetectors, and also offer exciting opportunities for further developing high-performance Ga2O3-based electronics and optoelectronics.

Broadband photodetector based on MoS2/Ge heterojunction for optoelectronic applications

Summary: In this study, the researchers demonstrate a high-quality MoS2/i-Ge heterojunction photodetector (PD) and analyze its optoelectrical properties over a broad spectral range, comparing it with the conventional Ge Schottky PD. The MoS2/i-Ge heterojunction PD showed high sensitivity in the wavelength range of 300 nm to 1700 nm, with a responsivity of 0.7 A/W and a quantum efficiency of 56.1%, outperforming the conventional Ge Schottky PD. The heterojunction PD also exhibited superior performance in the visible light range, with a higher responsivity and quantum efficiency than the conventional Ge Schottky PD.

A novel approach for designing efficient broadband photodetectors expanding from deep ultraviolet to near infrared

Ultrahigh Deep-Ultraviolet Responsivity of a β-Ga2O3/MgO Heterostructure-Based Phototransistor

The use of a beta-Ga2O3/MgO heterostructure with an Al2O3 encapsulation layer successfully reduces photogenerated electron/hole recombination and suppresses photoconducting effects, significantly improving the performance of DUV photodetectors. This innovative device configuration and fabrication method may pave the way for the development of highly sensitive DUV photodetectors utilizing oxide-based wide-band-gap materials.
