Resistive switching localization by selective focused ion beam irradiation

Ultrahigh tunability of resistive switching in strongly correlated functional oxide

Summary: In this work, we demonstrate that modifying the stoichiometry of VO2 through tungsten doping leads to a significant decrease in the switching threshold-voltage and a large change in resistive switching characteristics. This reveals that the abrupt resistive switching in VO2 is attributed to the electro-thermal actuation process. Additionally, we report the observation of ultralow voltage spontaneous electrical oscillation in W-doped VO2 for the first time. These findings are of paramount importance for emerging electronics.

Characteristic length scales of the electrically induced insulator-to-metal transition

Summary: Some correlated materials exhibit an insulator-to-metal transition with increasing temperature, which can also be induced electrically. This transition results in volatile resistive switching due to the formation of conducting filaments. Despite attracting significant attention, there remain unresolved fundamental questions, including the characteristic lengths of these filaments and their impact on switching properties. Through the use of wide-field and scattering-type scanning near-field optical microscopies, filament formation in NdNiO3 and SmNiO3 thin films are characterized. It is observed that smaller filaments increase current density, leading to sharper switching and larger resistive drops. Numerical simulations are employed to discuss the parameters governing filament width and switching properties.

Effect of chemical doping on memristive behavior of VO2 microcrystals

Summary: This work investigates the variation in threshold voltage of memristor behavior in tungsten-doped VO2 crystals. The effects of chemical doping on the metal-insulator transition are studied through Raman spectroscopy and differential scanning calorimetry. Additionally, the bi-polar threshold switching of VO2 memristor behavior is demonstrated in microcrystals with different contents of tungsten.

Tuning carrier density and phase transitions in oxide semiconductors using focused ion beams

Summary: In this study, we demonstrated the ability to spatially modify metal oxides using a direct writing approach with a focused ion beam system. By doping a wide-bandgap semiconductor, zinc oxide, we achieved variable carrier concentrations, and by defect engineering a correlated semiconductor, vanadium dioxide, we locally modified its insulator-to-metal transition temperature. This area-selective modification method provides a simple and mask-less route to fabricate optical structures.

Electronegative metal dopants improve switching variability in Al2O3 resistive switching devices

Summary: This paper demonstrates that doping an oxide electrolyte, Al2O3, with electronegative metals significantly improves the reproducibility of resistive switching devices, surpassing the requirements for reliable neuromorphic circuits. The underlying mechanism is hypothesized to be the ease of creating oxygen vacancies in the vicinity of electronegative dopants, leading to superior repeatability and yield. Experimental validation of this theory was achieved by implanting different dopants with varying electronegativities in devices made of multiple alternating layers of Al2O3 and WN.

Operando characterization of conductive filaments during resistive switching in Mott Vo2

Imaging of Electrothermal Filament Formation in a Mott Insulator
